利用脉冲激光沉积法(PLD)制备了Ga掺杂的Zn0.9Mg0.1O(ZMOGa)宽带隙透明导电薄膜.采用各种分析手段研究了沉积温度和真空退火处理对薄膜结构、表面形貌及光电性能的影响.结果表明,制备的薄膜具有ZnO(002)择优取向;200℃下沉积的薄膜通过3×10-3Pa的真空400℃退火2h后,其电阻率由8.12×10-4Ω·cm减小到4.74×10-4Ω·cm,禁带宽度则由原来的3.83eV增加到3.90eV.退火处理增强了薄膜的择优取向和结晶度、增加了禁带宽度、提高了载流子浓度并使其透射谱线的光学吸收边发生蓝移现象.  相似文献

用光电流作用谱、光电流-电势图等光电化学方法研究了ITO/聚3-甲基噻吩(PMeT)膜电极和ITO/TiO2/PMET复合膜电极的光电转换性质.结果表明,PMET膜导带位置为-3.44eV,禁带宽度为1.93eV.修饰ITO/TiO2电极可使光电流发生明显的红移,从而提高了宽禁带半导体的光电转换效率.  相似文献

以硅烷 (SiH4 )和硼烷 (B2 H6)为气相反应先驱体 ,采用等离子体增强化学气相沉积法 (PECVD)制备出轻掺硼非晶氢硅薄膜。X射线衍射、原子力显微镜和光、暗电导测试表明 ,一定程度的硼掺杂提高了非晶氢硅薄膜的电导率 ,降低了非晶氢硅薄膜的光、暗电导比 ,并促进了非晶氢硅薄膜中硅微晶粒的生长。红外吸收谱研究预示了大量的硼原子与硅、氢原子之间能形成某些形式的复合体 ,仅有少量硼元素对P型掺杂有贡献。  相似文献

研究了电子束法沉积ZnIn_2Se_4薄膜的工艺条件,所得致密、均匀膜的导电类型可以通过不同气氛处理得到控制。该膜的最佳参数为:电阻率ρ为2.35×10~(-1)Ω·cm,Hall迁移率μ_H为106cm~2·V~(-1)·S~(-1),载流子浓度N是1.51×10~(17)cm~(-3),禁带宽度E_(?)为2.23eV。采用XPS技术研究了膜的组成、结构、价态。  相似文献

以硅烷(SiH4)和硼烷(B2H6)为气相反应先驱体,采用等离子体增强化学气相沉积法,(PECVD)制备出能应用于液晶光阀光导层的硼掺杂非晶氢硅薄膜。X射线衍射、原子力显微镜和光、暗电导测试表明,一定程度的硼掺杂提高了非晶氢硅薄膜的电导率、降低了非晶氢硅薄膜的光、暗电导比;硼掺杂促进薄膜晶态率的增加和硅晶粒尺寸的增大,薄膜的结晶状态将逐渐从非晶硅过渡到纳米硅,最后发展为多晶硅。红外吸收谱研究表明了大量的硼原子与硅、氢原子之间能形成某些形式的复合体,仅有少量硼元素对受主掺杂有贡献。  相似文献

我们用热丝辅助MW ECRCVD系统,在热丝温度分别为0、1350、1400、1450、1500、1600和1700℃时制备出a-SiH薄膜.通过膜厚测定,红外光谱分析光、暗电导测量等手段,分析了其沉积速率、光敏性及光学带隙的变化规律.结果表明沉积速率和薄膜质量均得到明显的提高,沉积速率超过3nm/s,光暗电导之比提高到6×105.找到最佳辅助热丝温度为1450℃.通过对带隙值的分析,发现当带隙值在1.6~1.7范围内时,薄膜几乎都具有105以上的光暗电导之比.  相似文献

利用常规的层状结构的空间电荷限制电流法,测得了具有一定厚度 d 的 GD-a-Si_(1-x)C_x∶H 和 GD-a-Si_(1-x)N_x∶H 膜不同含量 x 时的隙态分布 N(E):对 GD-a-Si_(1-x)C_x∶H 膜(d(?)1μm),当 x 为0、0.1、0.8时,平衡费米能级附近处的隙态密度 N(E_(?)~o)分别为2×10~(15)、4×10~(15)、6.2×10~(16)/cm~3·eV,对 GD-a-Si_(1-x)N_x∶H 膜(d(?)1μm),当 x 为0、0.05、0.2时,N(E_F~o)分别为2×10~(15)、3×10~(15)、4.5×10~(16)/cm~3·eV;得到了 GD-a-Si∶H 膜的隙态分布与膜厚度的关系,发现随着膜厚度的增加 N(E_F~o)在减小,当 d<1μm 时,N(E_F~o)约为10~(16)/cm~3·eV 的数量级,当 d>1μm 时,N(E_F~o)约为10~(15)/cm~3·eV 的数量级。对共面电极结构的样品,用温度调制空间电荷限制电流法(TM-SCLC),测得了 GD-a-Si∶H 膜的隙态分布,并对光处理前后的样品进行比较,发现强光照后存在有光诱导效应。我们对所得结果作了初步说明。  相似文献

通过阴极还原在纳米TiO2膜上电沉积Cu2O,获得了p-Cu2O/n-TiO2异质结电极.研究了沉积温度对Cu2O膜厚、纯度和形貌的影响,制备出纯度较高、粒径为40-50nm的Cu2O薄膜.纳米Cu2O膜在200℃烧结后透光性最好,禁带宽度为2.06eV.光电化学测试表明纳米p-Cu2O/n-TiO2异质结电极呈现较强的n-型光电流响应并且能够提高光电转换效率.  相似文献

In this paper, we present a new method for inserting several triangulated surfaces into an existing tetrahedral mesh generated by the meccano method. The result is a conformal mesh where each inserted surface is approximated by a set of faces of the final tetrahedral mesh. First, the tetrahedral mesh is refined around the inserted surfaces to capture their geometric features. Second, each immersed surface is approximated by a set of faces from the tetrahedral mesh. Third, following a novel approach, the nodes of the approximated surfaces are mapped to the corresponding immersed surface. Fourth, we untangle and smooth the mesh by optimizing a regularized shape distortion measure for tetrahedral elements in which we move all the nodes of the mesh, restricting the movement of the edge and surface nodes along the corresponding entity they belong to. The refining process allows approximating the immersed surface for any initial meccano tetrahedral mesh. Moreover, the proposed projection method avoids computational expensive geometric projections. Finally, the applied simultaneous untangling and smoothing process delivers a high‐quality mesh and ensures that the immersed surfaces are interpolated. Several examples are presented to assess the properties of the proposed method.  相似文献

A four-ball tester was used to evaluate the anti-wear performance of three kinds of organomolybdemun compounds in the engine oils, i. e., molybdenum dialkyldithiophosphate (MoDDP), molybdenum dialkyldithiocarbamate ( MoDTC), and sulphur and phosphorus freeorganomolybdeum (Molybdate). The results indicate that a low concentration of MoDDP doesn' t improve the anti-wear properties of the commercial engine oils, but a high concentration of MoDDP can obviously improve the anti-wear properties and the load-carrying capacity of the engine oils. MoDTC doesn' t improve the antiwear properties of the engine oils, but worsens the anti-wear properties of the oils. Signifi can timprove ment of frictional and wear characteristics is obtained with Molybdate added in the commercial engine oils and the formulated oils.  相似文献

ABSTRACT

The production of ferrous metal increased during the Roman Late Republican period, Principate and Empire. The direct bloomery process was used to extract the metal from its ores using slag-tapping and slag-pit furnaces. The fuel was charcoal and an air blast was introduced by bellows-operated tuyères. Iron formed as a bloom, often as a spongy mass of metal, which contained impurities from the smelting process, including unreacted ore, fuel, slag and fragments from the furnace walls, while the metal was often inhomogeneous with varied carbon contents. Blooms were either smithed directly into bars or ingots or they were broken up, which also allowed the removal of gross impurities and a selection of pieces with similar properties to be made. These could then be forge-welded together and formed into characteristically shaped ingots. Making steel in the furnace seems to have been achieved: it depended on the ore and the furnace and conditions within it. Surface carburization was also carried out. Iron and steel were used extensively in construction and for tools and weapons. Fire welding was often used to add pieces of steel to make the edges of tools and weapons, which could be heat-treated by quenching to harden them.  相似文献

A flow calorimeter for enthalpy increment measurements on condensed gases is presented. A better knowledge of the properties of the liquefied natural gas is needed, and therefore a liquid loop has been designed for our flow calorimeter. The fluid loop in the calorimeter is designed in order to avoid the two-phase region, since two phases would give compositional disturbances in the measurements. The avoidance of the two-phase region is made possible by increasing the pressure of the test fluid after the measurement section, then heating the fluid at super-critical pressure past the critical point. Finally, the fluid is throttled to the low-pressure gas state at the inlet condition of the compressor that circulates the fluid. To perform the pressure increase, a new cryogenic pump has been designed. To evaluate the new equipment, measurements were taken on liquid ethane over the temperature range 146–256 K at pressure between 0.9 and 5.1 MPa.  相似文献

Al2O3-ZrO2 nanocomposites were developed starting with the solgel process. Composite alumina-zirconia nanopowders were synthesized from metallorganic precursors (Aluminium secondary butoxide and zirconium Iso propoxide) using the solgel process. The parameters affecting the synthesis—solvent, concentration of precursor, R/H ratio (i.e., dilution of water in solvent)—were varied as also the temperature and pH. BET and TEM were used to measure nanosize. Diffuse reflectance spectroscopy and also qualitative optical absorption led to identical particle size estimate. The variation of process parameters was used to study the effect and interdependence of process parameters. Artificial Neural Networks was used to rigorously analyze the process. Although this led to confirmation of interdependence of parameters, the presence of a single overwhelming solvent variable was also established. Then the optimal process was used to synthesize more nanopowder. To produce bulk nanocomposite the nanopowders were sintered by varying the temperature and time period. The sintered lithoids were probed with a vickers hardness tester to measure elastic modulus, hardness, and fracture toughness. The results showed high elastic modulus, modest hardness, and very high fracture toughness.  相似文献

Surface characterization and microstructure studies are performed on chemical vapor deposited (CVD) tungsten coating. There is about 2 μm thickness diffusion layer of tungsten in the molybdenum substrate. The thermal shock test shows tungsten coating has good adhesion with molybdenum substrate, but the elements of oxygen and carbon in the tungsten coating have the bad affection to the adhesion. The result of high-temperature diffusion experiment is the diffusion rate from molybdenum substrate to tungsten coating is faster.  相似文献
