设计了CPW式Ka波段氮化镓单片集成放大器,并基于国内的GaN外延片和工艺完成了芯片的制备。据我们所知,这是国内首次报道的Ka波段氮化镓单片集成放大器。该单级集成放大器使用了一个栅长0.25μm,栅宽275μm的AlGaN/GaN HEMT。在Vds=10V连续波测试条件下,放大器的工作带宽为1.5GHz。其中在26.5GHz的线性增益为6.3dB,最大输出功率22dBm,最大附加效率9.5%。该MMIC所使用的AlGaN/GaN HEMT在Ka波段、Vds=10V条件下的输出功率密度达到1W/mm。 相似文献

论述了一个在8 GHz下基于AlGaN/GaN HEMT功率放大器HMIC的设计、制备与测试.该电路包含了1个10×100 μm的AlGaN/GaN HEMT和输入输出匹配电路.在偏置条件为VDS=40 V、IDS=0.16 A时输出连续波饱和功率在8 GHz达到36.5 dBm(4.5 W),PAE为60%,线性增益10 dB;在偏置条件为VDS=30 V、IDS=0.19 A时输出连续波饱和功率在8 GHz达到35.6 dBm(3.6 W),PAE为47%,线性增益9 dB. 相似文献

Surface treatment plays an important role in the process of making high performance AlGaN/GaN HEMTs. A clean surface is critical for enhancing device performance and long-term reliability. By experimenting with different surface treatment methods, we find that using UV/ozone treatment significantly influences the electrical properties of Ohmic contacts and Schottky contacts. According to these experimental phenomena and Xray photoelectron spectroscopy surface analysis results, the effect of the UV/ozone treatment and the reason that it influences the Ohmic/Schottky contact characteristics of AlGaN/GaN HEMTs is investigated. 相似文献

A 4-9 GHz wideband high power amplifier is designed and fabricated, which has demonstrated saturated output power of 10 W covering 6-8 GHz band, and above 6 W over the other band. This PA module uses a balance configuration, and presents power gain of 7.3 + 0.9 dB over the whole 4-9 GHz band and 39% power-added efficiency (PAE) at 8 GHz.
