| 摘 要： | 在讨论薄膜 SOIMOSFET高温性能和高温应用优越性的基础上 ,以高温应用为目标 ,对适用于高温 SOICMOS倒相器的三种 MOSFET组合结构进行了比较分析 ,最终确定了高温 SOICMOS倒相器的 MOSFET组合结构的选取原则。

| Abstract: | This paper discusses both the degradation mechanism and the advantages of SOI devices in high temperature application, then analyses three typical device assembly of SOI CMOS inverter according to the standard of high temperature application which results in the consideration of the best structure for SOI high temperature CMOS inverter to be designed. |
