Using a Zn3In2O6 target, indium-zinc oxide films were prepared by pulsed laser deposition. The influence of the substrate deposition temperature and the oxygen pressure on the structure, optical and electrical properties were studied. Crystalline films are obtained for substrate temperatures above 200°C. At the optimum substrate deposition temperature of 500°C and the optimum oxygen pressure of 10−3 mbar, both conditions that indeed lead to the highest conductivity, Zn3In2O6 films exhibit a transparency of 85% in the visible region and a conductivity of 1000 S/cm. Depositions carried out in oxygen and reducing gas, 93% Ar/7% H2, result in large discrepancies between the target stoichiometry and the film composition. The Zn/In (at.%) ratio of 1.5 is only preserved for oxygen pressures of 10−2–10−3 mbar and a 93% Ar/7% H2 pressure of 10−2 mbar. The optical properties are basically not affected by the type of atmosphere used during the film deposition, unlike the conductivity which significantly increases from 80 to 1400 S/cm for a film deposited in 10−2 mbar of O2 and in 93% Ar/7% H2, respectively.  相似文献

Solid solutions of Bi3(Nb1−xTax)O7 (x = 0.0, 0.3, 0.7, 1) were synthesized using solid state reaction method and their microwave dielectric properties were first reported. Pure phase of fluorite-type could be obtained after calcined at 700 °C (2 h)−1 between 0 ≤ x ≤ 1 and Bi3(Nb1−xTax)O7 ceramics could be well densified below 990 °C. As x increased from 0.0 to 1.0, saturated density of Bi3(Nb1−xTax)O7 ceramics increased from 8.2 to 9.1 g cm−3, microwave permittivity decreased from 95 to 65 while Qf values increasing from 230 to 560 GHz. Substitution of Ta for Nb modified temperature coefficient of resonant frequency τf from −113 ppm °C−1 of Bi3NbO7 to −70 ppm °C−1 of Bi3TaO7. Microwave permittivity, Qf values and τf values were found to correlate strongly with the structure parameters of fluorite solid solutions and the correlation between them was discussed in detail. Considering the low densified temperature and good microwave dielectric proprieties, solid solutions of Bi3(Nb1−xTax)O7 ceramics could be a good candidate for low temperature co-fired ceramics application.  相似文献

Catalytic chemical vapor deposition (Cat-CVD) has been developed to deposit alumina (Al2O3) thin films on silicon (Si) crystals using N2 bubbled tri-methyl aluminum [Al(CH3)3, TMA] and molecular oxygen (O2) as source species and tungsten wires as a catalyzer. The catalyzer dissociated TMA at approximately 600 °C. The maximum deposition rate was 18 nm min−1 at a catalyzer temperature of 1000 °C and substrate temperature of 800 °C. Metal oxide semiconductor (MOS) diodes were fabricated using gates composed of 32.5-nm-thick alumina film deposited at a substrate temperature of 400 °C. The capacitance measurements resulted in a relative dielectric constant of 7.4, fixed charge density of 1.74×1012 cm−2, small hysteresis voltage of 0.12 V, and very few interface trapping charges. The leakage current was 5.01×10−7 A cm−2 at a gate bias of 1 V.  相似文献

We have investigated the stress behaviors and a mechanism of void formation in TiSix films during annealing. TiSix thin films were prepared by DC magnetron sputtering using a TiSi2.1 target in the substrate temperature range of 200–500 °C. The as-deposited TiSix films at low substrate temperature (<300 °C) have an amorphous structure with low stress of 1×108 dynes/cm2. When the substrate temperature increases to 500 °C, the as-deposited TiSix film has a mixture of C49 and C54 TiSi2 phase with stress of 8×109 dynes/cm2. No void was observed in the as-deposited TiSix film. Amorphous TiSix film transforms to C54 TiSi2 phase with a random orientation of (311) and (040) after annealing at 750 °C. The C49 and C54 TiSi2 mixture phase transforms to (040) preferred C54 TiSi2 phase after annealing over 650 °C. By increasing substrate temperature, the transformation temperature for C54 TiSi2 can be reduced, resulting in relieved stress of TiSi2 film. The easy nucleation of the C54 phase was attributed to an avoidance of amorphous TiSix phase. We found that amorphous TiSix→C54 TiSi2 transformation caused higher tensile stress of 2×1010 dynes/cm2, resulting in more voids in the films, than C49→C54 transformation. It was observed that void formation was increased with thermal treatment. The high tensile stress caused by volume decreases in the silicide must be relieved to retard voids and cracks during C54 TiSi2 formation.  相似文献

La0.5Sr0.5CoO3−δ (LSCO) thin films were deposited on yttria stabilized zirconia (YSZ) substrates by pulsed laser deposition (PLD) for application to thin film solid oxide fuel cell electrodes. During the deposition, the substrate temperature was varied from 450 to 750°C, and the oxygen pressure in the chamber was varied from 80 to 310 mTorr. Films deposited at 650°C and an oxygen background pressure of 150 mTorr were mostly (100) oriented. Deposition at higher temperatures or under lower oxygen pressures lead to mostly (110) oriented films. Films with low electrical resistivity of 10−3 Ω·cm were obtained.  相似文献

In2O3 thin films have been prepared from commercially available pure In2O3 powders by high vacuum thermal evaporation (HVTE) and from indium iso-propoxide solutions by sol-gel techniques (SG). The films have been deposited on sapphire substrates provided with platinum interdigital sputtered electrodes. The as-deposited HVTE and SG films have been annealed at 500°C for 24 and 1 h, respectively. The film morphology, crystalline phase and chemical composition have been characterised by SEM, glancing angle XRD and XPS techniques. After annealing at 500°C the films’ microstructure turns from amorphous to crystalline with the development of highly crystalline cubic In2O3−x (JCPDS card 6-0416). XPS characterisation has revealed the formation of stoichiometric In2O3 (HVTE) and nearly stoichiometric In2O3−x (SG) after annealing. SEM characterisation has highlighted substantial morphological differences between the SG (highly porous microstructure) and HVTE (denser) films. All the films show the highest sensitivity to NO2 gas (0.7–7 ppm concentration range), at 250°C working temperature. At this temperature and 0.7 ppm NO2 the calculated sensitivities (S=Rg/Ra) yield S=10 and S=7 for SG and HVTE, respectively. No cross sensitivity have been found by exposing the In2O3 films to CO and CH4. Negligible H2O cross has resulted in the 40–80% relative humidity range, as well as to 1 ppm Cl2 and 10 ppm NO. Only 1000 ppm C2H5OH has resulted to have a significant cross to the NO2 response.  相似文献

Thin tantalum oxide films were deposited using atomic layer deposition from TaCl5 and H2O at temperatures in the range 80–500 °C. The films deposited at temperatures below 300 °C were predominantly amorphous, whereas those grown at higher temperatures were polycrystalline containing the phases TaO2 and Ta2O5. The oxygen to tantalum mass concentration ratio corresponded to that of TaO2 at all growth temperatures. The optical band gap was close to 4.2 eV for amorphous films and ranged from 3.9 to 4.5 eV for polycrystalline films. The refractive index measured at λ = 550 nm increased from 1.97 to 2.20 with an increase in growth temperature from 80 to 300 °C. The films deposited at 80 °C showed low absorption with absorption coefficients of less than 100 cm−1 in the visible region.  相似文献

Ferroelectric bismuth lanthanum titanate (Bi3.25La0.75Ti3O12; BLT) thin films were deposited on Pt/TiO2/SiO2/Si substrate by chemical solution deposition method. The films were crystallized in the temperature range of 600–700 °C. The spontaneous polarization (Ps) and the switching polarization (2Pr) of BLT film annealed at 700 °C for 30 min were 22.6 μC/cm2 and 29.1 μC/cm2, respectively. Moreover, the BLT capacitor did not show any significant reduction of hysteresis for 90 min at 300 °C in the forming gas atmosphere.  相似文献

Highly conducting and transparent indium tin oxide (ITO) thin films were prepared on SiO2 glass and silicon substrates by pulsed laser ablation (PLA) from a 90 wt.% In2O3-10 wt.% SnO2 sintered ceramic target. The growths of ITO films under different oxygen pressures (PO2) ranging from 1×10−4–5×10−2 Torr at low substrate temperatures (Ts) between room temperature (RT) and 200°C were investigated. The opto-electrical properties of the films were found to be strongly dependent on the PO2 during the film deposition. Under a PO2 of 1×10−2 Torr, ITO films with low resistivity of 5.35×10−4 and 1.75×10−4 Ω cm were obtained at RT (25°C) and 200°C, respectively. The films exhibited high carrier density and reasonably high Hall mobility at the optimal PO2 region of 1×10−2 to 1.5×10−2 Torr. Optical transmittance in excess of 87% in the visible region of the solar spectrum was displayed by the films deposited at Po2≥1×10−2 Torr and it was significantly reduced as the PO2 decreases.  相似文献

(100)-oriented 0.462Pb(Zn1/3Nb2/3)O3–0.308Pb(Mg1/3Nb2/3)O3–0.23PbTiO3 (PZN-PMN-PT) perovskite ferroelectric thin films were prepared on La0.7Sr0.3MnO3/LaAlO3 (LSMO/LAO) substrate via a chemical solution deposition route. The perovskite LSMO electrode was found to effectively suppress the pyrochlore phase while promote the growth of the perovskite phase in the PZN-PMN-PT film. The film annealed at 700 °C exhibited a high dielectric constant of 2130 at 1 kHz, a remnant polarization, 2Pr, of 29.8 μC/cm2, and a low leakage current density of 7.2 × 10− 7 A/cm2 at an applied field of 200 kV/cm. The ferroelectric polarization was fatigue-free at least up to 1010 cycles. Piezoelectric coefficient, d33, of 48 pm/V was also demonstrated. The results showed that much superior properties could be achieved with the PZN-PMN-PT thin films on the solution derived LSMO electrode than on Pt electrode by sputtering.  相似文献

Thermoelectric bismuth telluride thin films were prepared on SiO2/Si substrates by radio-frequency (RF) magnetron sputtering. Co-sputtering method with Bi and Te targets was adopted to control films' composition. BixTey thin films were elaborated at various deposition temperatures with fixed RF powers, which yielded the stoichiometric Bi2Te3 film deposition without intentional substrate heating. The effects of deposition temperature on surface morphology, crystallinity and electrical transport properties were investigated. Hexagonal crystallites were clearly visible at the surface of films deposited above 290 °C. Change of dominant phase from rhombohedral Bi2Te3 to hexagonal BiTe was confirmed with X-ray diffraction analyses. Seebeck coefficients of all samples have negative value, indicating the prepared BixTey films are n-type conduction. Optimum of Seebeck coefficient and power factor were obtained at the deposition temperature of 225 °C (about − 55 μV/K and 3 × 10− 4 W/K2·m, respectively). Deterioration of thermoelectric properties at higher temperature could be explained with Te deficiency and resultant BiTe phase evolution due to the evaporation of Te elements from the film surface.  相似文献

RuOx thin films have been deposited by reactive sputtering in an O2/Ar atmosphere. The films were characterized for their stress and resistivity as a function of deposition temperature (room temperature, 300°C) and the O2 content (25–100%) in the sputtering gas. Additionally, the stresses in these films were determined as a function of annealing temperature (up to 600°C) using an in-situ curvature measurement technique. The as-deposited films were found to be under a state of compressive stress for all deposition conditions. The compressive stresses sharply increased with increasing deposition temperature from a value of around 200 MPa at 200°C to 1400 MPa at 300°C. This dramatic increase has been attributed to differences in microstructure at these deposition temperatures. The microstructural differences also led to the widely differing stress-temperature behavior during annealing of these films. For films deposited at temperatures lower than 200°C, the annealing process resulted in a decrease in the compressive stress and resistivity of the films. However, films deposited at a temperature of 300°C did not show any changes in the compressive stress or resistivity after annealing. The results of this study can be used to deposit RuOx thin films with low resistivity and minimal stresses.  相似文献

Tungsten–carbon thin films have been deposited by reactive (Ar+C6H6) DC magnetron sputtering onto various substrates. Deposition onto glass, monocrystalline silicon, tantalum and stainless steel at room temperature yielded W–C films, having XRD patterns corresponding to the structure of heavily disordered W2C or WC1−x carbides. The samples deposited upon the Au or Cu foils were nanocrystalline cubic WC1−x with the grain size of 2.9 nm. Disordered tungsten–carbon films were stable up to 1200°C. Microhardness of the films with disordered W2C phase was about 5–6 GPa while that of the films with disordered WC1−x phase was about 17 GPa. The characteristics of films can be understood considering the effects of the incorporation of free carbon and/or carbon–hydrogen fragments into the tungsten carbide layer.  相似文献

In this study, we have investigated different methods for preparation of thin films of C60 and C70-sulfur compounds. Films of good quality were obtained by reaction of amorphous C60 and C70 films with a saturated sulfur solution in toluene at 40°C or with saturated sulfur vapour at a temperature of 140°C for several hours. The quality of the fullerene-sulfur films were strongly dependent on the microstructure of the initially deposited fullerene film and the synthesis temperature. X-ray diffraction analyses showed that both methods lead to the formation of films consisting of C60S16 and C70S48 (space groups C 2/c and Amm2, respectively). C60S16 films synthesised on Al2O3(012) and Si(100) substrates were texture-free while C70S48 films typically exhibited a preferential (100) orientation. The films were also characterised by Raman and IR- spectroscopy, which confirmed that the interactions between the fullerene molecules and the S8 rings are weak. The fullerene-sulfur compounds were found to be unstable at high vacuum conditions. Both materials C60S16 and C70S48 are non-conductive at room temperature with conductivities less then 10−5 (Ω/cm).  相似文献

Thin films of the system xAl2O3–(100 − x)Ta2O5–1Er2O3 were prepared by a sol–gel method and a dip-coating technique. The influences of the composition and the crystallization of the films on Er3+ optical properties were investigated. Results of X-ray diffraction indicated that the crystallization temperature of Ta2O5 increased from 800 to 1000 °C with increased values of x. In crystallized films, the intensities of the visible fluorescence and upconversion fluorescence tend to decrease with an increase in x values, due to the high phonon energy of Al2O3; the strongest fluorescence is observed in a crystallized film for x = 4 heat treated at 1000 °C. In amorphous films obtained by heat treatment at relatively low temperatures the Er3+ fluorescence could not be observed because strong fluorescence from organic residues remaining in the films thoroughly covered the Er3+ fluorescence. On the other hand, the Er3+ upconversion fluorescence in the amorphous films was observed to be stronger than that in the crystallized films. The strongest upconversion fluorescence is observed in an amorphous film for x = 75 heat treated at 800 °C.  相似文献

The Yb:Er co-doped Al2O3 thin film was deposited on oxidized silicon wafers by microwave ECR plasma source enhanced RF magnetron sputtering, and annealed from 800 °C to 1000 °C. The photoluminescence at 1.53 μm of thin film was obtained under room temperature. The mixture phase structure of γ and θ is observed by XRD, and the compositions of the thin film are investigated by EPMA. The maximum PL intensity was achieved with O2:Ar at 1:1, annealing temperature at 900 °C, and experimental ratio of Yb:Er at 1:3.6. The energy transfer mechanism between Er and Yb ions is supported by theoretical analysis and experiment results.  相似文献

The preparation of very thin indium tin oxide (ITO) films with extremely high transparency and suitable resistivity, as well as resistivity stability for long term use, is described. In order to obtain these properties, amorphous suboxide films were first prepared and then annealed. Suboxide films with a thickness of 20 to 30 nm were prepared on PET film and glass substrates at a temperature of 60 °C using In2O3---SnO2 targets with a SnO2 content of 0 to 10 wt% by DC magnetron sputtering in a pure argon gas atmosphere. The films were annealed at a temperature of 150 °C for 1 to 100 h in air. The resistivity of films on PET films was, depending on the SnO2 content, on the order of 10−3 ω cm. An average transmittance above 97% in the visible wavelength range and a resistivity of about 4 × 10−3 ω cm, as well as resistivity stability, were attained in ITO films with a SnO2 content of about 1 wt% prepared on PET films by the low-temperature process. It is thought that these properties result from crystallization which occurred during the annealing, duration up to about 25 h.  相似文献

Pb(Zr0.3Ti0.7)O3 (PZT) thin film capacitors fabricated on an oxygen-implanted Pt bottom electrode were studied. Oxygen was implanted at a low acceleration voltage (40 kV) and dose (1×1015 cm−2). Structural examination by grazing-incident X-ray diffraction (GIXD) and chemical analysis by X-ray photoelectron spectroscopy (XPS) revealed that the implantation generated a very thin amorphous top surface layer (approx. 20 nm), which contained approximately 7% of oxygen that stayed in the film in the form of PtO bonding. The amorphous layer, however, resumed the crystalline structure accompanied by the dissociation of PtO under the rapid thermal annealing at 600 °C for 5 min. The remnant polarization of sol–gel derived Pb(Zr0.3Ti0.7)O3 (PZT) films fabricated on the oxygen-implanted Pt was slightly reduced from 11.92 μC/cm2 for the PZT capacitors fabricated on a Pt electrode without implanted oxygen to 9.07 μC/cm2. Nevertheless, the fatigue endurance was significantly increased. The switching polarization of PtOx/PZT/Pt (O-implanted) capacitors remained within 95% of the starting value after 4×1010 switching cycles, which is comparable to that of PZT capacitors made with other conducting oxides.  相似文献

Zirconium doped indium oxide thin films were deposited by the atomic layer deposition technique at 500 °C using InCl3, ZrCl4 and water as precursors. The films were characterised by X-ray diffraction, energy dispersive X-ray analysis and by optical and electrical measurements. The films had polycrystalline In2O3 structure. High transparency and resistivity of 3.7×10−4 Ω cm were obtained.  相似文献

Silicon molecular beam epitaxy (Si-MBE) has been used to produce silicon oxide (SiOx) films by evaporating Si on a heated Si(100) substrate in an ultra high vacuum system with an O2 pressure of 10−6 to 10−4 mbar. Then the SiOx films were overgrown with pure Si. The influence of the substrate temperature, the O2 pressure and the Si deposition rate on the oxygen content in the SiOx films and on the crystalline quality of the Si top-layer was investigated by Rutherford backscattering spectrometry and ion channeling. Epitaxial growth of the Si top-layer was observed up to a maximum concentration of ≈20 at.% oxygen content in the SiOx film. Cross-sectional transmission electron microscopy shows that the structure of the SiOx film changes duringa subsequent annealing procedure. Electron energy loss spectrometry proves that amorphous SiO2 is formed and the development of holes indicates that the density of the as-grown SiOx film is much lower than that of SiO2. The specific for the as-grown SiOx films was determined by IV measurements.  相似文献
