有机静电感应三极管交流小信号检测电路设计

摘    要:针对有机静电感应三极管动态特性的检测,设计微电流检测电路.电路的电流检测范围10-9~10-6A,频率范围20kHz.根据已制备的酞菁铜有机薄膜静电感应三极管的电气参数,建立小信号等效电路来分析有机薄膜静电感应三极管的特性,并对等效电路的动态特性进行了仿真.通过仿真结果与实测结果一致性,证实了检测电路和等效电路的可行性,并根据仿真结果提出了改进器件动态性能的方法:减小极间电容,提高电导率.

Abstract:In order to detect the dynamic characteristics of OSIT(organic static induction transistor),we designed a micro-current detection circuit.The detection current range is 10-9 ~ 10-6 A,and the frequency range is 20 kHz.According to the electrical parameters of the CuPc organic thin film static induction transistor we made,we establish a small-signal equivalent circuit to analysis its characteristics,and then simulate it.The simulation results and the test results are basically coincidence,it indicates that the small-signal detection circuit and the equivalent circuit are feasibility.In addition,according to simulation results,we provide some suggestions to improve the dynamic performance of the device:reduce the inter-electrode capacitance or increase the electrical conductivity.
