A 2D model for the potential distribution in silicon film is derived for a symmetrical double gate MOSFET in weak inversion. This 2D potential distribution model is used to analytically derive an expression for the subthreshold slope and threshold voltage. A drain current model for lightly doped symmetrical DG MOSFETs is then presented by considering weak and strong inversion regions including short channel effects, series source to drain resistance and channel length modulation parameters. These derived models are compared with the simulation results of the SILVACO (Atlas) tool for different channel lengths and silicon film thicknesses. Lastly, the effect of the fixed oxide charge on the drain current model has been studied through simulation. It is observed that the obtained analytical models of symmetrical double gate MOSFETs are in good agreement with the simulated results for a channel length to silicon film thickness ratio greater than or equal to 2.  相似文献

Phase diagram of the ternary Bi–Sb–Zn system was investigated experimentally by DTA and SEM-EDS methods and analytically by CALPHAD method. The liquidus projection, invariant equilibria, several vertical sections and isothermal section at 300 °C were predicted using COST 531 thermodynamic database. Phase transition temperatures of alloys along three predicted vertical sections of the Bi–Sb–Zn ternary system with molar ratio Bi:Sb = 1, Bi:Zn = 1 and Sb:Zn = 1, were measured by differential thermal analysis (DTA). Predicted isothermal section at 300 °C was compared with the results of the scanning electron microscope (SEM) with energy dispersive spectrometry (EDS) analysis from this work.  相似文献

Ternary Al-Ag-Ga system at 200 °C was experimentally and thermodynamically assessed. Isothermal section was extrapolated using optimized thermodynamic parameters for constitutive binary systems. Microstructure and phase composition of the selected alloy samples were analyzed using light microscopy, scanning electron microscopy combined with energy-dispersive spectrometry and x-ray powder diffraction technique. The obtained experimental results were found to be in a close agreement with the predicted phase equilibria. Hardness and electrical conductivity of the alloy samples from four vertical sections Al-Ag80Ga20, Al-Ag60Ga40, Ag-Al80Ga20 and Ag-Al60Ga40 of the ternary Al-Ag-Ga system at 200 °C were experimentally determined using Brinell method and eddy current measurements. Additionally, hardness of the individual phases present in the microstructure of the studied alloy samples was determined using Vickers microhardness test. Based on experimentally obtained results, isolines of Brinell hardness and electrical conductivity were calculated for the alloys from isothermal section of the ternary Al-Ag-Ga system at 200 °C.  相似文献

Thermal stability, mechanism, and kinetics of thermally induced microstructural transformations and their effects on magnetic permeability of Fe72Si15B8V4Cu1 alloy with combined amorphous/nanocrystalline structure were studied. DTA curves revealed two separated thermally activated exothermic events in the temperature ranges from 740 K to 820 K (467 °C to 547 °C) and 870 K to 930 K (597 °C to 657 °C). Crystalline phases present in the as-prepared and thermally treated alloy samples were identified, and their microstructural parameters were determined using XRD, while, to gain further insight into the mechanism of microstructural transformations, AFM and SEM–EDS analyses were performed. Deconvolution of the complex DTA peak into individual steps was conducted, and, in correlation with the results of microstructural analysis, kinetic triplets corresponding to individual transformation steps were determined, allowing for the estimation of the lifetimes of the alloy at different temperatures. Magnetic permeability measurements showed that, in spite of the influence of microstructural transformations on magnetic properties of the alloy, the favorable magnetic properties are retained over relatively a wide temperature range.

Abstract

The distributed generation (DG) planning with the varying pattern of the practical load is difficult as it calls for the frequent changes in DG size and system configuration, which is neither feasible nor permissible. Rather such a DG size and a configuration, which can be utilized over a wider load pattern, are more acceptable. This work presents a coordinated approach for DG planning and system reconfiguration. While to operate a particular DG size and the system configuration over a wide range of loading pattern, the configurations are ranked under different probabilistic loading patterns. Based upon the ranking of the new configuration, the energy performance of the coordinated planning is evaluated. Further, the observations from coordinated planning are imposed on coordinated operation using harmony search algorithm (HSA). The proposed approach is tested for single as well as multi-objectives on a 33-node system. A significant improvement in the computational efforts and energy performance of the resulting configuration have been observed where losses have reduced to 81.11 and 53.77?kW with single DG and multi-DG allocation respectively.  相似文献

A study of a binary accelerator system using amidinothiourea as a secondary accelerator with mercaptobenzothiazyl disulfíde (MBTS), in sulphur vulcanization of natural rubber has been undertaken. This system was found to boost MBTS accelerator activity considerably. From the results, a nucleophilic reaction mechanism was established for this system. Different compositions of the amidinothiourea were tried in different mixes using standard recipes, and reference mixes were also vulcanized. Different cure characteristics of the mixes and important physical properties of the vulcanizates were evaluated. Optimum concentrations of amidinothiourea required were derived and the experimental mixes were found to have better cure characteristics, including an advantageous reduction in the optimum cure time. Many of the physical properties of the vulcanizates studied were also found to be better compared to those of the reference mixes. Evaluation of these properties both before and after ageing showed good retention of these properties as well. An attempt was also made to correlate the variation in physical properties to chemical crosslink formation in the various vulcanizates.  相似文献

As a result of the preparation process of Fe81Si4B13C2 amorphous alloy ribbon, a difference has been observed between the opposite sides of the ribbon in microstructure and surface morphology. Influence of these differences on thermally induced structural transformations was studied. Thermal treatment below 600 °C had a significant influence on the evolution of the microstructure, as well as phase composition of individual sides of the ribbon. Treatment at higher temperatures caused the microstructural differences between two sides to decrease significantly. Phase composition of the alloy samples showed the opposite trend: the differences observed were the greatest in the fully crystallized alloy, after treatment at 700 °C. These differences are the result of different numbers of nucleation sites for Fe2B phase on respective sides of the ribbon, leading to 30% difference in its content on different sides in the fully crystallized alloy.  相似文献

In addition, phase transition temperatures of the selected samples with compositions along calculated isopleths were experimentally determined using DTA. Predicted isothermal sections at 773 K and 373 K (500 °C and 100 °C) were compared with the results of the SEM-EDS and XRD analysis from this work. In both cases, good agreement between the extrapolated phase diagram and experimental results was obtained. Alloys from the three studied vertical sections were additionally analyzed using the Brinell hardness test.  相似文献

In this paper, efficiency enhancement algorithms are developed and implemented on an indirect vector-controlled three-phase induction motor (IM) drive, and its performance under different operating conditions is analysed. The controllable electrical losses in the IM are minimised through the optimal control of direct axis (d-axis) stator current, and improvement in motor efficiency is achieved by weakening the rotor flux. The optimal d-axis stator current is also estimated using particle swarm optimisation (PSO) to validate the results obtained through analytical control method. The developed algorithms are tested under various operating conditions and the dynamic performance of the IM drive is analysed. The effectiveness of analytical and PSO-based efficiency optimisation control over conventional constant flux control, especially during light load at rated speed operation, is summarised. The effectiveness of the developed algorithm is validated experimentally through development of laboratory prototype set-up. The effect of parametric variation on efficiency, stator current, torque and speed of IM drive is studied through sensitivity analysis. The effect of variation in stator and rotor resistance due to change in operating temperature of the IM is also analysed and the robustness of the developed algorithm against parametric variations is demonstrated through simulation and experimental studies.  相似文献
