This letter reports the design and fabrication of 4H-SiC bipolar junction transistors with both high voltage (>1kV) and high dc current gain (/spl beta/=32) at a collector current level of I/sub c/=3.83A (J/sub c/=319 A/cm/sup 2/). An Al-free base ohmic contact has been used which, when compared with BJTs fabricated with Al-based base contact, shows clearly improved blocking voltage. A specific on-resistance of 17 m/spl Omega//spl middot/cm/sup 2/ has been achieved for collector current densities up to 289 A/cm/sup 2/.  相似文献

The theory of ideal plastic flows is a powerful tool for the preliminary design of metal forming operations. The present paper develops an approach to include a fracture criterion in this design procedure. The fracture criterion is based on the workability diagram and an average value of the triaxiality factor. In the case of three dimensional flows, this fracture criterion is modified which leads to mathematical advantages. It is shown that in many cases the modified criterion coincides with the original criterion. Using the proposed approach fracture initiation in drawing and extrusion processes is predicted. In particular, it is demonstrated that fracture predictions may be carried out without having the solution for stress and strain in the plastic zone (it is only necessary to know that it exists). The maximum possible area reduction with no fracture is given by the solution to a quadratic equation (in general, it might be a transcendental equation).  相似文献

Phase formation in the SrF2–LaF3 system was studied at temperatures ranging from 300°C to 450°C using nitrate flux. The solubility of LaF3 in SrF2 decreases with decreasing temperature. The equilibrium width of the solid solution region Sr1−xLaxF2+x at 400°C, it is 44.6 ± 0.4 mol% LaF3 (x = 0.446), at 350°C — 38.3 ± 0.7 mol% LaF3 (x = 0.383), and decreases almost to zero at 300°C.  相似文献

Structure maps are constructed for AB2X4 (A = metal, B = three-valency element and X = O, S, Se, Te) system (>490 compounds). A way to improve the resolution of the maps is proposed. Crystal structure characteristic (symmetry) is represented on a quantitative scale (coordinate axe Z). We present an application of digital Fourier holography for selective imaging of scatterers with different sizes in turbid media such as biological tissues. A combination of Fourier holography and high‐resolution digital recording, digital Fourier microscopy (DFM) permits crucial flexibility in applying filtering to highlight scatterers of interest in the tissue. The high‐resolution digital hologram is a result of the collation of Fourier holographic frames to form a large‐size composite hologram. It is expected that DFM has an improved signal‐to‐noise ratio as compared to conventional direct digital imaging, e.g., phase microscopy, as applied to imaging of small‐size objects. The demonstration of the Fourier filtering capacity of DFM using a biological phantom represents the main focus of this article. © 2005 Wiley Periodicals, Inc. Multiple sclerosis (MS) is an autoimmune, inflammatory, degenerative disease of the central nervous system. Changes in lipid metabolism have been suggested to play important roles in MS pathophysiology and progression. In this work we analyzed the lipid composition and sphingolipid-catabolizing enzymes in erythrocytes and plasma from MS patients and healthy controls. We observed reduction of sphingomyelin (SM) and elevation of its products—ceramide (CER) and shingosine (SPH). These changes were supported by the detected up-regulation of the activity of acid sphingomyelinase (ASM) in MS plasma and alkaline ceramidase (ALCER) in erythrocytes from MS patients. In addition, Western blot analysis showed elevated expression of ASM, but not of ALCER. We also compared the ratios between saturated (SAT), unsaturated (UNSAT) and polyunsaturated fatty acids and suggest, based on the significant differences observed for this ratio, that the UNSAT/SAT values could serve as a marker distinguishing erythrocytes and plasma of MS from controls. In conclusion, the application of lipid analysis in the medical practice would contribute to definition of more precise diagnosis, analysis of disease progression, and evaluation of therapeutic strategies. Based on the molecular changes of blood lipids in neurodegenerative pathologies, including MS, clinical lipidomic analytical approaches could become a promising contemporary tool for personalized medicine.  相似文献
