We have studied the defect formation energies of the various native (vacancies, interstitials, and antisites) and Au defects in Hg1−xCdxTe using density functional-based total energy calculations with ultrasoft pseudo-potentials. These studies are important for infrared (IR) detection technology where the device performance can be severely degraded because of defects. To calculate formation energies, we modeled the neutral and charged defects using supercells containing 64 atoms. From the formation energies, we have determined the defect concentrations as a function of stoichiometry and temperature. We find the prevalent neutral defects to be Au at the Hg site (AuHg ), Hg vacancies (VHg ), and Te antisites (TeHg ). We have also explicitly studied charged defects and have found Te Hg 2+ , Au Hg 1− , V Hg 1− , V Hg 2− , and V Te 2+ to have low formation energies. We have identified AuHg to be the prevalent Au defect, having concentrations several orders of magnitude greater than the other Au defects. We find that the charge state of VHg is primarily (1−) or (2−) depending on the electronic chemical potential.  相似文献

A novel high-performance first-order all-pass filter employing a single active element and a minimum number of passive components is presented. The proposed circuit is based on differential difference amplifier and is very suitable for low voltage operation. Also, the use of grounded capacitor enables its implementation with standard CMOS technologies. SPICE simulation and experimental results verifying theoretical analyses are also provided.  相似文献

Ozonation was tested on selected streams of cotton finishing textile plant wastewater for optimizing chemical oxygen demand (COD) removal. For this purpose, significant COD fractions in the wastewater were experimentally identified and the effect of ozone on these fractions was investigated. Ozonation experiments were performed with a 1 dm3 sample volume. Ozone treatment of batches of raw wastewater provided, at a rate of 62 mg min?1 and a gas feeding time of 15 min, achieved complete colour removal but only 21% COD reduction. Increasing the feeding time to 30 min slightly increased the COD removal to 32%. At this feeding time, removal of the readily biodegradable COD was 60%, but soluble inert COD reduction remained at 16%, indicating selective preference of ozone for simpler compounds. At low concentrations, ozone was mainly influential on soluble COD compounds. Longer feeding times also affected particulate compounds, resulting in the solubilization of the COD fractions. Pre‐ozonation of the dye‐house wastewater, as a segregated stream, proved much more effective in the breakdown of refractory organic compounds, rendering the overall plant effluent more amenable to biological treatment. © 2002 Society of Chemical Industry  相似文献

In the present study, laser cutting of 7050 aluminum alloy sheets reinforced with Al2O3 and B4C particles are carried out. The cut geometry is examined using scanning electron microscope and the optical microscope. The lump parameter analysis technique is used to formulate and determine the kerf width size. The predictions for kerf width are compared with experimental data. The percentage kerf width size variation along the cut edges is determined and the influence of the laser power level and duty cycle of the laser pulses on the percentage kerf width size variation is examined. It is found that 7050 aluminum alloy reinforced with 20% Al2O3 composite results in relatively large kerf width size as compared to its counter parts that corresponding to 7050 aluminum alloy reinforced with 20% B4C composite. The kerf width size predicted agreed with the experimental data for both composites.  相似文献

In this paper, a method to reduce the second order effects on the circuit performances caused by the small sized MOS transistors is proposed. A current mode square-root circuit, a squarer/divider circuit and a multiplier/divider circuit are designed using this method. Proposed circuits have been simulated with SPICE simulator using 0.35 μm CMOS technology parameters. The main advantages of the proposed circuit are reduced errors of the output current function, a smaller area on the chip, possibility of controlling the output current with the control voltage, operation at higher frequencies and more efficient power consumption. As a result, it can be considered as a useful building block for IC designer.  相似文献

The transfer of benchtop knowledge into large scale industrial production processes represents a challenge in the field of organic electronics. Large scale industrial production of organic electronics is envisioned as roll to roll (R2R) processing which nowadays comprises usually solution-based large area printing steps. The search for a fast and reliable fabrication process able to accommodate the deposition of both insulator and semiconductor layers in a single step is still under way. Here we report on the fabrication of organic field effect transistors comprising only evaporable small molecules. Moreover, both the gate dielectric (melamine) and the semiconductor (C60) are deposited in successive steps without breaking the vacuum in the evaporation chamber. The material characteristics of evaporated melamine thin films as well as their dielectric properties are investigated, suggesting the applicability of vacuum processed melamine for gate dielectric layer in OFETs. The transistor fabrication and its transfer and output characteristics are presented along with observations that lead to the fabrication of stable and virtually hysteresis-free transistors. The extremely low price of precursor materials and the ease of fabrication recommend the evaporation processes as alternative methods for a large scale, R2R production of organic field effect transistors.  相似文献

Conducting channel formation in organic field‐effect transistors (OFETs) is considered to happen in the organic semiconductor layer very close to the interface with the gate dielectric. In the gradual channel approximation, the local density of accumulated charge carriers varies as a result of applied gate bias, with the majority of the charge carriers being localized in the first few semiconductor monolayers close to the dielectric interface. In this report, a new concept is employed which enables the accumulation of charge carriers in the channel by photoinduced charge transfer. An OFET employing C60 as a semiconductor and divinyltetramethyldisiloxane‐bis(benzocyclobutene) as the gate dielectric is modified by a very thin noncontinuous layer of zinc‐phthalocyanine (ZnPc) at the semiconductor/dielectric interface. With this device geometry, it is possible to excite the phthalocyanine selectively and photogenerate charges directly at the semiconductor/dielectric interface via photoinduced electron transfer from ZnPc onto C60. Thus the formation of a gate induced and a photoinduced channel in the same device can be correlated.  相似文献

The paper reports an assessment of the engineering geological characteristics of the rock mass to be encountered between Mecidiye and Gazino stations on the new extension of the Ankara metro and the determination of appropriate support and excavation methods. The rock mass quality was estimated using the rock mass rating (RMR), geological strength index (GSI) and rock mass quality (Q) systems and the tunnel divided into sections. The RMR, Q and NATM systems were used to determine the support and excavation methods in these areas. The deformations and stress concentrations around each tunnel section were investigated and the interaction of the support systems with the rock mass was analyzed using finite element software. It is concluded that rock mass classification systems should be used in tandem with numerical tools, although it is emphasized that the estimation of rock mass properties is not an exact science and both rock properties and numerical models should be refined based on observations and the results of instrumentation installed during the construction of a tunnel.   相似文献

In this study, experimental and numerical investigations are performed to clarify the seepage failure by heave in sheeted excavation pits in stratified cohesionless soils in which a relatively permeable soil layer (kupper) lies above a less permeable soil layer (klower) between excavation base and wall tip. It is shown that the evaluation of base stabilities of excavation pits against seepage failure by using Terzaghi and Peck’s approach leads to considerably lower critical potential differences than those obtained from the model tests. On the other hand, a relatively good agreement is achieved between the results of the model tests and the finite element (FE) analyses. Further investigations are performed by using axisymmetric excavation models with various dimensions and ground conditions, and a comparison between the results obtained from Terzaghi and Peck’s approach and finite element analyses is given.  相似文献
