Gate induced drain leakage (GIDL) current caused by band-to-band tunneling is studied by Monte Carlo simulation with ballistic least-action trajectory integration. Together with weak inversion and early subthreshold simulation by drift-diffusion formalism, the entire range of the OFF-state drain current can be predicted for technology evaluation. In this paper, a review of the various developments in the field of chaotic dynamics with specific emphasis on chaos in structural and mechanical systems is presented. The paper discusses some known chaotic systems such as the Lorenz, Rössler, Ueda and Henon attractors as well as chaos in Duffing and Van der Pol oscillators. The paper also covers chaos in piecewise linear systems, impacting oscillators and flow induced vibrating systems. Analysis of clove (Syzygium aromaticum L) bud oil extracted with liquid and supercritical carbon dioxide shows significant qualitative and quantitative compositional differences compared with oil obtained by the conventional hydrodistillation process. The parameters of pressure, temperature, contact time etc, and also the clove oil components, affect the extraction of the bud flavour from the spice.  相似文献

This paper describes the electrical characteristics of the metal nanocrystal memory devices continued from the previous paper [see ibid., vol. 49, p. 1606-13, Sept. 2002]. Devices with Au, Ag, and Pt nanocrystals working in the F-N tunneling regime have been investigated and compared with Si nanocrystal memory devices. With hot-carrier injection such as the programming mechanism, retention time up to 106 s has been observed and 2-bit-per-cell storage capability has been demonstrated and analyzed. The concern of the possible metal contamination is also addressed by current-voltage (I-V) and capacitance-voltage (C-V) characterizations. The extracted inversion layer mobility and minority carrier lifetime suggest that the substrate is free from metal contamination with continuous operations  相似文献

In developing a one-dimensional analysis and design procedure for reinforced concrete structures, research is generally based on yield phenomena and the plastic flow of steel in tension and concrete in compression. The ability of concrete to resist tension is considered in the form of tension stiffening or is completely disregarded. This procedure does not account for the influence of structural size in changing the failure mode and the stress distribution across the uncracked or cracked ligament. The key factor affecting this stress distribution is found to be the strain-softening modulus. This paper presents an improved model that is based on the fundamental equilibrium equation for the progressive failure of plain concrete beams. The concrete stress-strain relationship in tension is derived by calculating the peak tensile stress and softening modulus for different depths of beams on the basis of the fracture parameters obtained with the size effect law. Thus, the proposed model uses the peak tensile stress and the softening modulus, which vary depending on the size of the beam. To study the effect of the strength of high-performance concrete (HPC) on the concrete tensile stress-strain relationship, the experimental load-deflection plots of different-sized beams are compared with those obtained by using the proposed analytical model for eight different mixes made with locally available fly ash and slag. The model is also extended for lightly reinforced concrete beams, and the results are compared with those in the literature and are found to be in good agreement.  相似文献

While sensor networks are going to be deployed in diverse application specific contexts, one unifying view is to treat them essentially as distributed databases. The simplest mechanism to obtain information from this kind of a database is to flood queries for named data within the network and obtain the relevant responses from sources. However, if the queries are (a) complex, (b) one-shot, and (c) for replicated data, this simple approach can be highly inefficient. In the context of energy-starved sensor networks, alternative strategies need to be examined for such queries.We propose a novel and efficient mechanism for obtaining information in sensor networks which we refer to as ACtive QUery forwarding In sensoR nEtworks (ACQUIRE). The basic principle behind ACQUIRE is to consider the query as an active entity that is forwarded through the network (either randomly or in some directed manner) in search of the solution. ACQUIRE also incorporates a look-ahead parameter d in the following manner: intermediate nodes that handle the active query use information from all nodes within d hops in order to partially resolve the query. When the active query is fully resolved, a completed response is sent directly back to the querying node.We take a mathematical modelling approach in this paper to calculate the energy costs associated with ACQUIRE. The models permit us to characterize analytically the impact of critical parameters, and compare the performance of ACQUIRE with respect to other schemes such as flooding-based querying (FBQ) and expanding ring search (ERS), in terms of energy usage, response latency and storage requirements. We show that with optimal parameter settings, depending on the update frequency, ACQUIRE obtains order of magnitude reduction over FBQ and potentially over 60–75% reduction over ERS (in highly dynamic environments and high query rates) in consumed energy. We show that these energy savings are provided in trade for increased response latency. The mathematical analysis is validated through extensive simulations.  相似文献

In the present paper, nanocrystalline hierarchical ZSM-5 zeolites were successfully synthesized by the hydrothermal method in the presence of tetrapropylammonium hydroxide as a single template with the gel composition of 58SiO2:Al2O3:20TPAOH:1,500H2O. The prepared zeolite catalysts were characterized by X-ray diffraction (XRD), Fourier transform infrared (FTIR) spectroscopy, Nitrogen adsorption–desorption (BET), scanning electron microscopy (SEM) and high resolution transmission electron microscopy (HR-TEM) techniques. The formation of pure and highly crystalline ZSM-5 zeolite phase is confirmed by XRD. The IR vibration band at 550 cm?1 is assigned to the double 5-rings of MFI-type zeolites. N2 adsorption–desorption isotherms showed that the synthesized product had high BET surface area and possessed composite pore structures with both micro and mesopores. The catalytic performance of hierarchical ZSM-5 zeolite was investigated in the selective oxidation of benzyl alcohol (BzOH) with hydrogen peroxide (H2O2) under mild conditions. The results showed that the conversion of BzOH and the selectivity to benzaldehyde were about 94 and about 99 % respectively, when using 0.08 g ZSM-5 catalyst with acetonitrile as the solvent and H2O2 as the oxidant at 90 °C. This catalyst can be retrieved and reprocessed for five times without a significant loss in its activity and selectivity.  相似文献

Structural, optical and room temperature magnetic properties of Mn-doped MgO nanoparticles with Mn fractions (5–50 at.%), were investigated. The as-prepared pure MgO, with grain size of about 15 nm, exhibits two magnetization components, one is diamagnetic and another is superparamagnetic. After removing the diamagnetic contribution, the magnetization curve exhibits superparamagnetic behavior which may be attributed to vacancy defects. As the Mn content increases, the lattice parameter decreases, the ferromagnetism appears and the emission bands were considerably blue shifted. First principle electronic structure calculations reveal the decrease of both the gap and the Curie temperature with increasing Mn concentration. The obtained results suggest that both Mn doping and oxygen vacancies play an important role in the development of room temperature ferromagnetism.  相似文献
