La2O3 grown by atomic layer deposition (ALD) and thermally grown GeO2 are used to establish effective electrical surface passivations on n-type (1 0 0)-Ge substrates for high-k ZrO2 dielectrics, grown by ALD at 250 °C substrate temperature. The electrical characterization of MOS capacitors indicates an impact of the Ge-surface passivation on the interfacial trap density and the frequency dependent capacitance in the inversion regime. Lower interface trap densities can be obtained for GeO2 based passivation even though a chemical decomposition of the oxidation states occur during the ALD of ZrO2. As a consequence the formation of a ZrGeOx compound inside the ZrO2 matrix and a decline of the interfacial GeO2 are observed. The La2O3 passivation provides a stable amorphous lanthanum germanate phase at the Ge interface but also traces of Zr germanate are indicated by X-ray-Photoelectron-Spectroscopy and Transmission-Electron-Microscopy.  相似文献

In this paper, chemical mechanical planarization (CMP) of amorphous Ge2Sb2Te5 (a-GST) in acidic H2O2 slurry is investigated. It was found that the removal rate of a-GST is strongly dependent on H2O2 concentration and gradually increases with the increase in H2O2 concentration, but the static etch rate first increases and then slowly decreases with the increase in H2O2 concentration. To understand the chemical reaction behavior of H2O2 on the a-GST surface, the potentiodynamic polarization curve, surface morphology and cross-section of a-GST immersed in acidic slurry are measured and the results reveal that a-GST exhibits a from active to passive behavior for from low to high concentration of H2O2 . Finally, a possible removal mechanism of a-GST in different concentrations of H2O2 in the acidic slurry is described.  相似文献

Two-layer ZrO2/SiO2 and SiO2/ZrO2 films were deposited on K9 glass substrates by sol–gel dip coating method. X-ray photoelectron spectroscopy (XPS) technique was used to investigate the diffusion of ZrO2/SiO2 and SiO2/ZrO2 films. To explain the difference of diffusion between ZrO2/SiO2 and SiO2/ZrO2 films, porous ratio and surface morphology of monolayer SiO2 and ZrO2 films were analyzed by using ellipsometry and atomic force microscopy (AFM). We found that for the ZrO2/SiO2 films there was a diffusion layer with a certain thickness and the atomic concentrations of Si and Zr changed rapidly; for the SiO2/ZrO2 films, the atomic concentrations of Si and Zr changed relatively slowly, and the ZrO2 layer had diffused through the entire SiO2 layer. The difference of diffusion between ZrO2/SiO2 and SiO2/ZrO2 films was influenced by the microstructure of SiO2 and ZrO2.  相似文献

Fe2O3/Al2O3 catalysts were prepared by solid state reaction method using α-Fe2O3 and γ-Al2O3 nano powders. The microstructure and surface properties of the catalyst were studied using positron lifetime and coincidence Doppler broadening annihilation radiation measurements. The positron lifetime spectrum shows four components. The two long lifetimes τ3 and τ4 are attributed to positronium annihilation in two types of pores distributed inside Al2O3 grain and between the grains, respectively. With increasing Fe2O3 content from 3 wt% to 40 wt%, the lifetime τ3 keeps nearly unchanged, while the longest lifetime τ4 shows decrease from 96 ns to 64 ns. Its intensity decreases drastically from 24% to less than 8%. The Doppler broadening S parameter shows also a continuous decrease. Further analysis of the Doppler broadening spectra reveals a decrease in the p-Ps intensity with increasing Fe2O3 content, which rules out the possibility of spin-conversion of positronium. Therefore the decrease of τ4 is most probably due to the chemical quenching reaction of positronium with Fe ions on the surface of the large pores.  相似文献

We describe the structural properties and electrical characteristics of thin thulium oxide (Tm2O3) and thulium titanium oxide (Tm2Ti2O7) as gate dielectrics deposited on silicon substrates through reactive sputtering. The structural and morphological features of these films were explored by X-ray diffraction, X-ray photoelectron spectroscopy, secondary ion mass spectrometry, and atomic force microscopy, measurements. It is found that the Tm2Ti2O7 film annealed at 800 °C exhibited a thinner capacitance equivalent thickness of 19.8 Å, a lower interface trap density of 8.37 × 1011 eV−1 cm−2, and a smaller hysteresis voltage of ∼4 mV than the other conditions. We attribute this behavior to the Ti incorporated into the Tm2O3 film improving the interfacial layer and the surface roughness. This film also shows negligible degrees of charge trapping at high electric field stress.  相似文献

Pulsed laser assisted removal of uranium dioxide and thorium dioxide particulates from stainless steel surface have been studied using a TEA CO2 laser. Decontamination efficiency is measured as a function of laser fluence and number of pulses. Threshold fluence for the removal of UO2 particulates has been found to be lower than that required for the removal ThO2 particulates. Usage of a ZnSe substrate, that is transparent to the laser wavelength used here, enabled us to decouple the cleaning effect arising out of absorption in the particulates from that in the substrate and has contributed towards understanding the mechanism responsible for cleaning. The experimental observations are also corroborated by simple theoretical calculations.  相似文献

The diamond abrasive particles were coated with the TiO2/Al2O3 film by the sol-gel technique. Compared with the uncoated diamonds, the TiO2/Al2O3 film was excellent material for the protection of the diamonds. The results showed that the incipient oxidation temperature of the TiO2/Al2O3 film coated diamonds in air atmosphere was 775 °C, which was higher 175 °C than that of the uncoated diamonds. And the coated diamonds also had better the diamond's single particle compressive strength and the impact toughness than that of uncoated diamonds after sintering at 750 °C. For the vitrified bond grinding wheels, replacing the uncoated diamonds with the TiO2/Al2O3 film coated diamonds, the volume expansion of the grinding wheels decreased from 6.2% to 3.4%, the porosity decreased from 35.7% to 25.7%, the hardness increased from 61.2HRC to 66.5HRC and the grinding ratio of the vitrified bond grinding wheels to carbide alloy (YG8) increased from 11.5 to 19.1.  相似文献

Alkaline hexafluorostantanate red phosphors Na2SnF6:Mn4+ and Cs2SnF6:Mn4+ are synthesized by chemical reaction in HF/NaMnO4 (CsMnO4)/H2O2/H2O mixed solutions immersed with tin metal. X-ray diffraction patterns suggest that the synthesized phosphors have a tetragonal symmetry with the space group D4h14 (Na2SnF6:Mn4+) and a trigonal symmetry with the space group D3d3 (Cs2SnF6:Mn4+). Photoluminescence (PL) analysis, PL excitation (PLE) spectroscopy, and the Raman scattering techniques are used to investigate the optical properties of the phosphors. The Franck-Condon analysis of the PLE data yields the Mn4+-related optical transitions to occur at ∼2.39 and ∼2.38 eV (4A2g4T2g) and at ∼2.83 and ∼2.76 eV (4A2g4T1g) for Na2SnF6:Mn4+ and Cs2SnF6:Mn4+, respectively. The crystal field parameters (Dq) of the Mn4+ ions in the Na2SnF6 and Cs2SnF6 hosts are determined to be ∼1930 and ∼1920 cm−1, respectively. Temperature-dependent PL measurements are performed from 20 to 440 K in steps of 10 K, and the obtained results are interpreted by taking into account the Bose-Einstein occupation factor. Comprehensive discussion is given on the phosphorescent properties of a family of Mn4+-activated alkaline hexafluoride salts.  相似文献

The impact of the ZrO2/La2O3 film thickness ratio and the post deposition annealing in the temperature range between 400 °C and 600 °C on the electrical properties of ultrathin ZrO2/La2O3 high-k dielectrics grown by atomic layer deposition on (1 0 0) germanium is investigated. As-deposited stacks have a relative dielectric constant of 24 which is increased to a value of 35 after annealing at 500 °C due to the stabilization of tetragonal/cubic ZrO2 phases. This effect depends on the absolute thickness of ZrO2 within the dielectric stack and is limited due to possible interfacial reactions at the oxide/Ge interface. We show that adequate processing leads to very high-k dielectrics with EOT values below 1 nm, leakage current densities in the range of 0.01 A/cm2, and interface trap densities in the range of 2-5 × 1012 eV−1 cm−2.  相似文献

以机械合金化法(MA)结合放电等离子烧结技术(SPS)制备了Bi2S3多晶块体热电材料. 研究了MA过程中干磨转速、湿磨时间和湿磨介质对Bi2S3多晶热电材料电传输性能的影响. 分析了样品的物相, 观察了显微组织, 测试了电传输性能和热传输性能. 研究表明, 以无水乙醇为湿磨介质时, 随着湿磨时间的延长, 出现了微量Bi2O3第二相, 样品的晶粒尺寸减小, 电阻率大幅增加, 功率因子下降. 以丙酮为湿磨介质时, 虽然不存在微氧化反应, 但是由于样品中存在大量孔洞, 导致功率因子降低. 425 r/min 干磨15 h后未湿磨的样品在573 K取得最大的ZT值0.25, 是目前文献报道的最高值.  相似文献

We investigated the effects of added Tm2O3, Sc2O3, and Yb2O3 on the superconducting properties of sintered Er123 samples. Tm2O3 addition caused the least Tc degradation, exhibiting a Tc above 90 K even for 17 vol% addition. Samples with added Sc2O3 maintained a Tc at above 90 K up to an addition of 7.2 vol%, while Yb2O3-containing samples showed a monotonic decrease in Tc with increased vol% of added Yb2O3. Tm2O3-containing samples exhibited a slight increase in Jc(0.1 T)/Jc(0) and had constant Jc values even for 17 vol% addition. XRD and SEM results indicate that the Tm2O3 is very stable in the superconducting matrix.  相似文献

We present a strategy to synthesize porous BaSnO3 hollow architectures with that were 150-300 nm in diameter and 1.5-5 μm in length using precursor of BaCO3@SnO2 nanorods prepared by hydrothermal treatment. BaCO3@SnO2 nanorods, consisting of a BaCO3 core and a SnO2 shell, could be used effectively for the solid-state synthesis of polycrystalline BaSnO3 powder at 800 °C (lower than convention for BaCO3 and SnO2 mixtures). The core/shell structure of the precursor could play a role as a structural directing template for preparing BaSnO3 hollow architectures during the calcination process. The X-ray diffractometer (XRD), scanning electron microscope (SEM), and transmission electron microscope (TEM) are employed to characterize the structures and morphologies. When applied to DSSC, the porous BaSnO3 hollow architectures exhibit distinct photovoltaic effect.  相似文献

The structures of LiTiPO5 and LiTi2(PO4)3, as well as the possibility of oxygen vacancies formation in the systems are studied by first-principles calculations. It is found that oxygen vacancies can be formed in LiTiPO5 and LiTi2(PO4)3 under oxygen poor condition. The formation of oxygen vacancies introduce a defect band within their band gaps, which is expected to improve the electronic conductivity of LiTiPO5 and LiTi2(PO4)3 significantly. Meanwhile, a great concentration of oxygen vacancies may increase the discharge voltage of LiTiPO5 and LiTi2(PO4)3.  相似文献

Li2O-ZrO2-SiO2: Ho3+ glasses mixed with three interesting d-block elemental oxides, viz., Nb2O5, Ta2O5 and La2O3, were prepared. Optical absorption and photoluminescence spectra of these glasses have been recorded at room temperature. The luminescence spectra of Nb2O5 and Ta2O5 mixed Li2O-ZrO2-SiO2 glasses (free of Ho3+ ions) have also exhibited broad emission band in the blue region. This band is attributed to radiative recombination of self-trapped excitons (STEs) localized on substitutionally positioned octahedral Ta5+ and Nb5+ ions in the glass network. The Judd-Ofelt theory was successfully applied to characterize Ho3+ spectra of all the three glasses. From this theory various radiative properties, like transition probability A, branching ratio βr and the radiative lifetime τr, for 5S2 emission levels in the spectra of these glasses have been evaluated. The radiative lifetime for 5S2 level of Ho3+ ions has also been measured and quantum efficiencies were estimated. Among the three glasses studied the La2O3 mixed glass exhibited the highest quantum efficiency. The reasons for such higher value have been discussed based on the relationship between the structural modifications taking place around the Ho3+ ions.  相似文献

This report presents the luminescence properties of Ce3+ and Pr3+ activated Sr2Mg(BO3)2 under VUV-UV and X-ray excitation. The five excitation bands of crystal field split 5d states are observed at about 46 729, 44 643, 41 667, 38 314 and 29 762 cm−1 (i.e. 214, 224, 240, 261 and 336 nm) for Ce3+ in the host lattice. The doublet Ce3+ 5d→4f emission bands were found at about 25 840 and 24 096 cm−1 (387 and 415 nm). The influence of doping concentration and temperature on the emission characteristics and the decay time of Ce3+ in Sr2Mg(BO3)2 were investigated. For Pr3+ doped samples, the lowest 5d excitation band was observed at about 42017 cm−1 (238 nm), a dominant band at around 35714 cm−1 (280 nm) and two shoulder bands were seen in the emission spectra. The excitation and emission spectra of Ce3+ and Pr3+ were compared and discussed. The X-ray excited luminescence studies show that the light yields are ∼3200±230 and ∼1400±100 photons/MeV of absorbed X-ray energy for the samples Sr1.86Ce0.07Na0.07Mg(BO3)2 and Sr1.82Pr0.09Na0.09Mg(BO3)2 at RT, respectively.  相似文献

In this work the Mn5Si3 and Mn5SiB2 phases were produced via arc melting and heat treatment at 1000 °C for 50 h under argon. A detailed microstructure characterization indicated the formation of single-phase Mn5Si3 and near single-phase Mn5SiB2 microstructures. The magnetic behavior of the Mn5Si3 phase was investigated and the results are in agreement with previous data from the literature, which indicates the existence of two anti-ferromagnetic structures for temperatures below 98 K. The Mn5SiB2 phase shows a ferromagnetic behavior presenting a saturation magnetization Ms of about 5.35×105 A/m (0.67 T) at room temperature and an estimated Curie temperature between 470 and 490 K. In addition, AC susceptibility data indicates no evidence of any other magnetic ordering in 4-300 K temperature range. The magnetization values are smaller than that calculated using the magnetic moment from previous literature NMR results. This result suggests a probable ferrimagnetic arrangement of the Mn moments.  相似文献

SiO2@Gd2MoO6:Eu3+ core-shell phosphors were prepared by the sol-gel process. X-ray diffraction (XRD), Fourier transform infrared spectroscopy (FT-IR), field emission scanning electron microscopy (FESEM), energy-dispersive X-ray spectra (EDS), transmission electron microscopy (TEM), photoluminescence (PL) spectra as well as kinetic decays were used to characterize the resulting SiO2@Gd2MoO6:Eu3+ core-shell phosphors. The XRD results demonstrate that the Gd2MoO6:Eu3+ layers on the SiO2 spheres begin to crystallize after annealing at 600 °C and the crystallinity increases with raising the annealing temperature. The obtained core-shell phosphors have a near perfect spherical shape with narrow size distribution (average size ca. 600 nm), are not agglomerated, and have a smooth surface. The thickness of the Gd2MoO6:Eu3+ shells on the SiO2 cores could be easily tailored by varying the number of deposition cycles (50 nm for four deposition cycles). The Eu3+ shows a strong PL luminescence (dominated by 5D0-7F2 red emission at 613 nm) under the excitation of 307 nm UV light. The PL intensity of Eu3+ increases with increasing the annealing temperature and the number of coating cycles.  相似文献

Binary Al2O3/SiO2-coated rutile TiO2 composites were prepared by a liquid-phase deposition method starting from Na2SiO3·9H2O and NaAlO2. The chemical structure and morphology of binary Al2O3/SiO2 coating layers were investigated by Fourier transform infrared spectroscopy, X-ray photoelectron spectroscopy, TG-DSC, Zeta potential, powder X-ray diffraction, and transmission electron microscopy techniques. Binary Al2O3/SiO2 coating layers both in amorphous phase were formed at TiO2 surfaces. The silica coating layers were anchored at TiO2 surfaces via Si-O-Ti bonds and the alumina coating layers were probably anchored at the SiO2-coated TiO2 surfaces via Al-O-Si bonds. The formation of continuous and dense binary Al2O3/SiO2 coating layers depended on the pH value of reaction solution and the alumina loading. The binary Al2O3/SiO2-coated TiO2 composites had a high dispersibility in water. The whiteness and brightness of the binary Al2O3/SiO2-coated TiO2 composites were higher than those of the naked rutile TiO2 and the SiO2-coated TiO2 samples. The relative light scattering index was found to depend on the composition of coating layers.  相似文献

The bi-semiconductors of TiO2 and Fe2O3 were used as a photoelectrode material in a high performance dye-sensitized solar cell due to cocktail effects from the two conduction bands. The size of the semiconductors was reduced by using a paint shaker to enlarge the contact area of the semiconductor with the dye or electrolyte. The fill factor and the efficiency of the prepared dye-sensitized solar cell were improved by over 16% and 300%, respectively; these parameters were measured from a current-voltage curve that was based on the effects of the Fe2O3 co-semiconductor and the size reduction. A mechanism is suggested wherein the conduction band of Fe2O3 works to prohibit the trapping effects of electrons in the conduction band of TiO2. This result is attributed to the prevention of electron recombination between electrons in the TiO2 conduction band with dye or electrolytes. The mechanism is suggested based on impedance results, which indicate improved electron transport at the interface of the TiO2/dye/electrolyte.  相似文献
