随着半导体工艺尺寸的发展,时钟频率越来越高,临界电荷变得越来越小,电路节点之间的电荷共享效应变得愈加严重,因此导致多节点翻转(multiple node upsets,MNU)的几率变大。为了解决MNU的问题,文章提出了一种高性能低功耗的双节点翻转加固锁存器(HLDRL),当受到单粒子效应影响时,具有单节点翻转(single node upset,SNU)和双节点翻转(double node upsets,DNU)的自恢复能力。该锁存器由18个异构输入反相器组成,仿真实验结果显示该锁存器具有优良的容错性能,可以实现DNU的完全自恢复,而且对高阻态不敏感。与其他容忍DNU的锁存器相比,该锁存器具有较小的开销,延迟和功耗延迟积分别减小了46.83%和45.85%。  相似文献

随着集成电路工艺尺寸和供电电压的降低,导致电路节点的关键电荷相应减小,使得电路对单粒子效应更加敏感。为了更有效地降低电路的软错误,文章提出了一种高可靠的容软错误锁存器。该锁存器利用具有脉冲过滤技术和时域采样技术的SC单元构建反馈回路,能够完全免疫单粒子翻转(single event upset,SEU),并且利用传输路径的延时差过滤单粒子瞬态(single event transient,SET)。仿真结果表明,在相同条件下,与LSEH-1、LSEH-2锁存器相比,该文提出的锁存器正(负)SET脉冲过滤能力分别提高了65.2%(79.0%)和27.2%(49.7%),且对温度波动和工艺偏差不敏感。  相似文献

利用电路级模拟方法,在65 nm体硅CMOS工艺条件下研究了器件尺寸对其脉冲削减效应的影响.结果表明,当被动反相器的尺寸改变时,脉冲削减效应的变化趋势与其内部双极放大效应的强弱有关.在双极放大效应较强时,脉冲削减效应随尺寸的增加而增强;反之,则其脉冲削减效应随尺寸的增加而减弱.  相似文献

随着半导体及电子工艺技术的迅速发展,器件向着小尺度、低电压、低电荷、高集成度迈进,大气中子对航空及地面的电子系统造成的单粒子效应越来越显著.本文采用PHITS2.24蒙特卡罗程序及其事件发生器功能,借助于核反应模型与截面数据,验算了描述器件发生单粒子翻转能力的MBGR参数,并采用大气高能中子能谱,对SRAM器件的单粒子翻转率进行了计算与分析.这为我们今后模拟大气中子产生的各类单粒子效应提供了基本方法,也为将来开展相应的辐照实验提供了理论基础.  相似文献

单粒子翻转(SEU)效应是离子入射静态随机存储器(SRAM)使其逻辑状态发生改变的一种效应.依据地面单粒子翻转实验数据构建合适的模型可以对器件的在轨运行错误率进行预估.文章主要针对0.15μm工艺的SRAM,基于蒙特卡罗软件Geant4,构建经验模型,模拟其单粒子翻转效应截面,并将模拟结果与实验结果进行对比,结果表明该经验模型可以应用于亚微米器件单粒子翻转效应的模拟.  相似文献

针对现有容忍单粒子效应的锁存器结构无法同时容忍单粒子翻转(SEU)、单粒子瞬态(SET),以及未考虑电荷共享导致的双节点翻转(DNU)问题,提出一种高可靠性的同时容忍SEU、SET和DNU的锁存器加固结构SRDT-SET。基于空间和时间冗余原理,该锁存器结构采用了多个输入分离的施密特触发器来构建高可靠性数据存储反馈环,同时内嵌多个施密特触发器。HSPICE仿真结果表明,SRDT-SET锁存器结构能够从SEU中在线自恢复,容忍的SET脉冲宽度更宽,并且能够有效容忍DNU,功耗-延迟综合开销不大,有效增强了SET脉冲的过滤能力。  相似文献

设计了一个可对基于静态随机存储器的现场可编程门阵列进行单粒子效应测试的系统.采用三模冗余和定时回读重配的方法对待测器件进行单粒子加固.测试电路为移位寄存器链,定时回读的间隔约为80 ms,测试时钟为10 MHz.在非辐照环境下先进行了单粒子翻转的仿真试验,获得系统基本参数后,在兰州中科院近代物理研究所进行了重离子单粒子效应辐照试验.试验芯片为商用FPGA,辐照试验增加单粒子闩锁监控,观察不同注量率下待测器件的加固效果.分析仿真试验与辐照试验结果,系统可正确实现加固与测试功能,也证明三模冗余技术结合回读重配方法能够提高FPGA芯片的单粒子加固能力.  相似文献

为了提高SOI器件抗总剂量能力,采用了倒掺杂结构.研究了倒掺杂结构PD SOI器件抗总剂量能力的增强,介绍了该结构对寄生NPN晶体管的抑制作用.发现倒掺杂结构不仅提高了器件的抗总剂量能力,对器件的抗单粒子能力也有所提高.基于0.35 μm SOI 工艺线,结合ISE TCAD 软件对器件的电学特性进行仿真,比较了流片测试数据和仿真数据.着重研究倒掺杂结构PD SOI器件较常规PD SOI 器件抗SEU能力的改善,并对SOI器件单粒子辐射的电荷收集效应进行了模拟与仿真.  相似文献

应用Monte-Carlo方法,模拟了Tokamak装置中的中性粒子的输运过程,模型考虑了中性粒子在等离子体中的电荷交换、电子碰撞电离、离子碰撞电离等离化过程,以HT-7 Tokamak为例,计算了在注入超声速中性氢粒子时所产生的氢原子密度空间分布.模拟结果表明:随着注入中性粒子束初始能量的增加,中性粒子束在等离子体中的渗透距离相应增大;而中性粒子在Tokamak中的密度随着注入通量的增加也相应增加.模拟计算所得的氢原子密度空间分布与经典估计方法的结果在Tokamak中等离子体的边界处较一致。  相似文献

理论推导与室内实验相结合,建立了低渗透非均质砂岩油藏启动压力梯度确定方法。首先借助油藏流场与电场相似的原理,推导了非均质砂岩油藏启动压力梯度计算公式。其次基于稳定流实验方法,建立了非均质砂岩油藏启动压力梯度测试方法。结果表明:低渗透非均质砂岩油藏的启动压力梯度确定遵循两个等效原则。平面非均质油藏的启动压力梯度等于各级渗透率段的启动压力梯度关于长度的加权平均;纵向非均质油藏的启动压力梯度等于各渗透率层的启动压力梯度关于渗透率与渗流面积乘积的加权平均。研究成果可用于有效指导低渗透非均质砂岩油藏的合理井距确定,促进该类油藏的高效开发。  相似文献
