In this paper, a 3D process of a nanometric n-channel fin field-effect transistor (FinFET) is discussed and the impact of variations of the fin parameter, the gate work function, and doping concentration on device characteristics are studied using the ATLAS Silvaco device simulator. Simulation results for various gate lengths are reported and analyzed. As the quantum effects are pronounced in nanoscale devices, we have included these effects in our study and simulation. We have then compared the achieved results to classical simulations to assess their performance limits. Finally, a comparison of our results with recently published data is presented to confirm our study.  相似文献

This study is aimed at presenting the electrical characteristics of a nanoscale SOI n-channel fin field-effect transistor (FinFET) structure with 8 nm gate length using Al2O3 as the dielectric material and their sensitivity to the number of fins and fin-thickness with 3C-SiC material in the channel region. In this work, the numerical simulation tool Silvaco-Atlas is used to simulate the device in three-dimensions and to extract new results concerning the electrical characteristics of the device at room temperature (300 K) in comparison to earlier generations. The threshold voltage, subthreshold slope, transconductance, drain induced barrier lowering, leakage current, on-current, and On/Off current ratio are analyzed. Simulation results show that the higher drain current and transconductance are obtained by increasing the number of fins. The use of a higher value of gate dielectric constant can increase the drain current and improve the leakage current. It is found that reducing the fin-thickness is beneficial in reducing the subthreshold slope, drain induced barrier lowering, and leakage current. It should be highlighted that the achieved results can be useful for further manufacturing processes.  相似文献

The active vitamin D metabolites 25-OH−D and 1α,25-(OH)2−D play an essential role in controlling several cellular processes in the human body and are potentially effective in the treatment of several diseases, such as autoimmune diseases, cardiovascular diseases and cancer. The microbial synthesis of vitamin D2 (VD2) and vitamin D3 (VD3) metabolites has emerged as a suitable alternative to established complex chemical syntheses. In this study, a novel strain, Kutzneria albida, with the ability to form 25-OH−D2 and 25-OH−D3 was identified. To further improve the conversion of the poorly soluble substrates, several solubilizers were tested. 100-fold higher product concentrations of 25-OH−D3 and tenfold higher concentrations of 25-OH−D2 after addition of 5 % (w/v) 2-hydroxypropyl β-cyclodextrin (2-HPβCD) were reached. Besides the single-hydroxylation products, the human double-hydroxylation products 1,25-(OH)2−D2 and 1,25-(OH)2−D3 and various other potential single- and double-hydroxylation products were detected. Thus, K. albida represents a promising strain for the biotechnological production of VD2 and VD3 metabolites.  相似文献

通过手持式三维激光扫描仪获取安全帽表面的点云数据,用逆向工程软件Imageware对点云数据进行处理与曲面重构;利用Creo构造冲击实验模型,再用Ansys Workbench进行冲击实验,随后进行优化分析。结果表明:安全帽应力和变形主要集中在顶部,并向底部逐渐降低;最大应力及变形均位于冲击处,最大应力为0.528 MPa,最大变形为9.852 mm。优化后的模型,其最大应力降低了33.52%,最大应变降低了13.88%。  相似文献

基于LS-DYNA非线性有限元分析软件,建立具有复杂胎面花纹的175/65R14子午线轮胎三维有限元模型.通过轮胎径向刚度试验验证所建轮胎有限元模型的有效性,并在此基础上构造轮胎水滑仿真分析模型.使用ALE算法处理轮胎与水流间的流固耦合关系,仿真分析轮胎从静止到水滑现象产生的全过程,获得的轮胎临界水滑速度与经验公式的计算结果具有较好的一致性.3种不同花纹轮胎水滑速度仿真结果在趋势上与预期一致,进一步说明了有限元方法对轮胎水滑特性仿真评价的有效性.  相似文献

设计了螺杆、机筒、螺旋叶片等结构,建立了螺杆式塑化三维(3D)打印系统,利用Polyflow软件对压力场、速度场、剪切速率进行了数值模拟分析,并对粒状物料3D打印出丝性能进行了研究。结果表明,螺旋叶片结构通过施加轴向力实现了强制喂料;在整个螺杆挤出段上,熔融物料沿挤出方向随螺杆转速的提高压力逐步增加,梯形螺棱设计有利于熔体流动;材料熔融需要通过剪切作用与加热装置热量传递协同作用以降低熔体黏度;螺杆转速从0.1 r/s向1 r/s的变化过程中,丝材直径呈小幅度增加。  相似文献

以12.00R20矿用轮胎为例,研究UG NX软件在轮胎三维模型设计中的应用。结果表明:采用UG NX软件,通过常用特征命令(如旋转对象、规律延伸、扫略、修剪片体、面倒圆等),可以生成轮胎花纹三维模型和轮胎实体模型,快速建立轮胎三维设计模型。该设计方法可有效、准确地表达轮胎设计概念,降低轮胎设计风险,缩短产品开发周期。  相似文献

Computer simulation packages have been successful in predicting filling behavior in extremely complicated geometries, and most of the current numerical solutions are based on a hybrid finite-element/finite-difference scheme and the middle-plane model. This imported model causes some inconvenience during applications. This study introduces surface model as the datum plane, instead of the traditional middle-plane model and additional boundary conditions in the gapwise direction are employed to keep the flows in the surfaces at the same section coordinative. The simulation presented here is compared with the experimental results obtained with instrumented test mold and C-Mold results. It is demonstrated that the present formulation is well suited to handle cavities generated directly by mold design process with computer aided design (CAD) tools.  相似文献

Bone is a frequent site of tumor metastasis. The bone–tumor microenvironment is heterogeneous and complex in nature. Such complexity is compounded by relations between metastatic and bone cells influencing their sensitivity/resistance to chemotherapeutics. Standard chemotherapeutics may not show efficacy for every patient, and new therapeutics are slow to emerge, owing to the limitations of existing 2D/3D models. We previously developed a 3D interface model for personalized therapeutic screening, consisting of an electrospun poly lactic acid mesh activated with plasma species and seeded with stromal cells. Tumor cells embedded in an alginate-gelatin hydrogel are overlaid to create a physiologic 3D interface. Here, we applied our 3D model as a migration assay tool to verify the migratory behavior of different patient-derived bone metastasized cells. We assessed the impact of two different chemotherapeutics, Doxorubicin and Cisplatin, on migration of patient cells and their immortalized cell line counterparts. We observed different migratory behaviors and cellular metabolic activities blocked with both Doxorubicin and Cisplatin treatment; however, higher efficiency or lower IC50 was observed with Doxorubicin. Gene expression analysis of MDA-MB231 that migrated through our 3D hybrid model verified epithelial–mesenchymal transition through increased expression of mesenchymal markers involved in the metastasis process. Our findings indicate that we can model tumor migration in vivo, in line with different cell characteristics and it may be a suitable drug screening tool for personalized medicine approaches in metastatic cancer treatment.  相似文献

仪表三维模型设计在现有工程建设中主要用到的是PDMS软件,PDMS的含义是Plant Design Management System简称PDMS,是由英国AVEVA公司开发的工厂三维设计管理系统,在PDMS中多个专业组可以协同设计以建立一个详细的3D数字工厂模型,每个设计者在设计过程中都可以随时查看其它设计者正在干什么,同时元件信息全部可以存储在参数化的元件库中,PDMS能自动地在元件和各专业设计之间进行碰撞检查,从而在整体上保证设计结果的准确性,有效地避免现场施工过程中发生碰撞引起的设计变更。仪表专业主要在PDMS的设计模块创建三维的仪表电缆桥架及仪表设备模型[1]。  相似文献
