Ferroelectric Na0.5La0.5Bi4Ti4O15 (NaLaBTi) thin films were prepared by a chemical solution deposition method. The NaLaBTi thin films annealed at 750 °C under oxygen atmosphere were randomly oriented polycrystalline. Electrical properties of the NaLaBTi thin films were compared to Na0.5Bi4.5Ti4O15 thin films and better properties were observed in the NaLaBTi thin films. Remnant polarization (2Pr) and coercive electric field (2Ec) were 43 µC/cm2 and 204 kV/cm at an applied electric field of 478 kV/cm, respectively. Leakage current density was 1.95 × 10− 6 A/cm2 at 100 kV/cm. Dielectric constant and dielectric loss were 805 and 0.05 at 1 kHz, respectively. Switchable polarization was suppressed by 15% after 1.44 × 1010 switching cycles.  相似文献

Surface planarization and masked ion-beam structuring (MIBS) of high-Tc superconducting (HTS) YBa2Cu3O7-δ (YBCO) thin films grown by pulsed-laser deposition (PLD) method is reported. Chemical-mechanical polishing, plasma etching, and oxygen annealing of YBCO films strongly reduce the particulate density (~ 10-2 ×) and surface roughness (~ 10-1 ×) of as-grown PLD layers. The resistivity, critical temperature Tc ≈ 90 K and critical current density Jc (77 K) > 1 MA/cm2 of films are not deteriorated by the planarization procedure. The YBCO films are modified and patterned by irradiation with He+ ions of 75 keV energy. Superconducting tracks patterned by MIBS without removal of HTS material and, for comparison, by wet-chemical etching show same Tc and Jc(T) values. Different micro- and nano-patterns are produced in parallel on planarized films. The size of irradiated pattern depends on the mask employed for beam shaping and features smaller than 70 nm are achieved.  相似文献

Microwave dielectric characteristics of alumina ceramics with yttria addition were investigated. The sintering temperature was lowered, and the dielectric constant (εr) did not remarkably change by adding yttria. The microwave dielectric loss (tan δ) increased from 8.4 × 10− 5 to 2.2 × 10− 4, due to the presence of Al5Y3O12 secondary phase. The grain size had significant effects on the dielectric loss, and there was an optimum grain size where the dielectric loss reached the minimum.  相似文献

(Na0.85K0.15)0.5Bi0.5TiO3 (NKBT) thin films derived from different amounts of Na/K excess content were fabricated via an aqueous sol-gel method on a Pt(111)/Ti/SiO2/Si substrate, and the effect of Na/K excess content on the microstructure and electrical properties of the NKBT thin films was investigated. A second phase appears when Na/K excess content is below 20 mol%. Appropriated Na/K excess can enhance the polarization and dielectric properties due to compensation of Na/K loss that occurred during heat treatment. The 20 mol% excess derived NKBT thin film exhibits the best ferroelectric and dielectric properties with a remnant polarization (Pr) of 13.6 μC/cm2, and a coercive field (Ec) of 104.8 KV/cm, together with a dielectric constant of 406 and a dissipation factor of 0.064. Similar to the dielectric response change with Na/K excess content, the decreasing concentration of charged defects is the main reason resulting in the increase of the piezoelectric property. The film with a 20 mol% excess content exhibited an effective d33? of about 56 pm/V. Also, the NKBT with a 20 mol% excess content exhibits the lowest current density of 5.6 × 10− 5 A/cm2 at 10 V.  相似文献

Ferroelectric Ba(Sn0.15Ti0.85)O3 (BTS) thin films were deposited on LaNiO3-coated silicon substrates via a sol-gel process. Films showed a strong (1 0 0) preferred orientation depending upon annealing temperature and concentration of the precursor solution. The dependence of dielectric and ferroelectric properties on film orientation has been studied. The leakage current density of thin films at 100 kV/cm was 7 × 10−7 A/cm2 and 5 × 10−5 A/cm2 and their capacitor tunability was 54 and 25% at an applied field of 200 kV/cm (measurement frequency of 1 MHz) for the thin films deposited with 0.1 and 0.4 M spin-on solution, respectively. This work clearly reveals the highly promising potential of BTS compared with BST films for application in tunable microwave devices.  相似文献

The Sr and Ca added to BaTiO3 in order to shift transition temperature near room temperature. The donor (Yb2O3) and acceptor (MnCO3) impurities were added to the (Ba,Sr,Ca)TiO3 powder for the improvement of structural and electrical properties. The (Ba,Sr,Ca)TiO3 powder was made by sol-gel method and the thick films were fabricated by screen-printing. We fabricated array type thick films. The 1 mm × 3 mm array thick films were arranged 2 × 8. Relative dielectric constant and dielectric loss of Yb2O3 0.1 mol% doped (Ba,Sr,Ca)TiO3 array thick film were 1068 and 2.8%, respectively at Curie temperature, 44 °C. Pyroelectric coefficient and F.M.D* showed 21.7 × 10−9 C/cm2 K and 3.2 × 10−9 C cm/J, respectively.  相似文献

Trilayered Bi3.25La0.75Ti3O12 (25 nm)/(Na0.5Bi0.5)0.94Ba0.06TiO3 (300 nm)/Bi3.25La0.75Ti3O12 (25 nm) and Pb(Zr0.4Ti0.6)O3 (25 nm)/(Na0.5Bi0.5)0.94Ba0.06TiO3 (300 nm)/Pb(Zr0.4Ti0.6)O3 (25 nm) thin films without undesirable phases have been deposited on Pt/Ti/SiO2/Si substrates. It was found that the Bi3.25La0.75Ti3O12 and Pb(Zr0.4Ti0.6)O3 layers are very effective to inhibit the charge transport in the trilayered films. Much better insulating properties than those of (Na0.5Bi0.5)0.94Ba0.06TiO3 films have been achieved in the trilayered films. The trilayered films show good dielectric, ferroelectric and pyroelectric properties. Remnant polarizations 2Pr of 16 µC/cm2 and 34 µC/cm2, pyroelectric coefficients of 4.8 × 10 4 C m− 2 K− 1 and 7.0 × 10− 4 C m− 2 K− 1 have been obtained for the Bi3.25La0.75Ti3O12/(Na0.5Bi0.5)0.94Ba0.06TiO3/Bi3.25La0.75Ti3O12 and Pb(Zr0.4Ti0.6)O3/(Na0.5Bi0.5)0.94Ba0.06TiO3/Pb(Zr0.4Ti0.6)O3 thin films, respectively. The trilayered films are promising candidates for sensor and actuator applications.  相似文献

In the present work we report on the structural and electrical properties of metal-oxide-semiconductor (MOS) devices with HfO2/Dy2O3 gate stack dielectrics, deposited by molecular beam deposition on p-type germanium (Ge) substrates. Structural characterization by means of high-resolution Transmission Electron Microscopy (TEM) and X-ray diffraction measurements demonstrate the nanocrystalline nature of the films. Moreover, the interpretation of the X-ray reflectivity measurements reveals the spontaneous growth of an ultrathin germanium oxide interfacial layer which was also confirmed by TEM. Subsequent electrical characterization measurements on Pt/HfO2/Dy2O3/p-Ge MOS diodes show that a combination of a thin Dy2O3 buffer layer with a thicker HfO2 on top can give very good results, such as equivalent oxide thickness values as low as 1.9 nm, low density of interfacial defects (2-5 × 1012 eV− 1 cm− 2) and leakage currents with typical current density values around 15 nA/cm2 at Vg = VFB − 1V.  相似文献

We have synthesized stoichiometric Ba(Cd1/3Ta2/3)O3 [BCT] (100) dielectric thin films on MgO (100) substrates using Pulsed Laser Deposition. Over 99% of the BCT film was found to be epitaxial [BCT (100) || MgO (100) and BCT (010) || MgO (010)] when grown with an elevated substrate temperature of 635 °C, an enhanced oxygen pressure of 53 Pa and a Cd-enriched BCT target with a 1 mol BCT: 1.5 mol CdO composition. A dielectric constant of 32 was inferred from low-frequency capacitance measurements of a planar interdigital metal pattern. Analysis of ultra violet optical absorption results indicates that BCT has a bandgap of 4.9 eV; while the interference pattern in the visible range is consistent with a refractive index of 2.1. Temperature-dependent electrical measurements indicate that the BCT films have a room temperature conductivity of 3 × 10− 12 Ω− 1 cm− 1 with a thermal activation energy of 0.7 eV. A mean particle size of ~ 100 nm and a root mean square surface roughness of 5 to 6 nm were measured using Atomic Force Microscopy.  相似文献

Pb0.97La0.02(Zr0.95Ti0.05)O3 antiferroelectric thin films with thickness of 500 nm were successfully deposited on TiO2 buffered Pt(1 1 1)/Ti/SiO2/Si(1 0 0) and Pt(1 1 1)/Ti/SiO2/Si(1 0 0) substrates via sol-gel process. Microstructure of Pb0.97La0.02(Zr0.95Ti0.05)O3 thin films was studied by X-ray diffraction analyses. The antiferroelectric nature of the Pb0.97La0.02(Zr0.95Ti0.05)O3 thin films was confirmed by the double hysteresis behaviors of polarization and double buffer fly response of dielectric constant versus applied voltage at room temperature. The capacitance-voltage behaviors of the Pb0.97La0.02(Zr0.95Ti0.05)O3 films with and without TiO2 buffer layer were studied, as a function of temperature. The temperature dependence of dielectric constant displayed a similar behavior and the Curie temperature (Tc) was 193 °C for films on both substrates. The current caused by the polarization and depolarization of polar in the Pb0.97La0.02(Zr0.95Ti0.05)O3 films was detected by current density-electric field measurement.  相似文献

Ti-modified thin films of multiferroic 0.72Bi(Fe1  xTix)O3-0.28PbTiO3 (BFPT, = 0 and 0.02) solid solution were prepared by pulsed laser deposition. The BFPT (= 0 and 0.02) films possess a tetragonal structure with highly preferential (001) orientation. The effects of the ionic substitution on the properties of BFPT (= 0 and 0.02) films have been investigated. The leakage current of the BFPT (= 0.02) thin film is significantly reduced, and the dielectric and ferroelectric properties greatly improved by the aliovalent ionic substitution of Ti4+ for Fe3+. The BFPT (= 0.02) thin film exhibits a reasonably high remnant polarization Pr with 2Pr up to 90 μC/cm2 at 312 kV/cm and a switchable polarization up to 92 μC/cm2 at 417 kV/cm.  相似文献

Relaxor ferroelectric Pb(Mg1/3Nb2/3)O3-PbTiO3 (65/35) and 10% PbZrO3-doped Pb(Mg1/3Nb2/3)O3-PbTiO3 (65/35) ceramics were both prepared by a modified precursor method, which was based on the high-temperature synthesis of an oxide precursor that contained all the B-site cations for the consideration of B-site homogeneity. The dielectric properties of Pb(Mg1/3Nb2/3)O3-PbTiO3 (65/35) ceramic was more of normal ferroelectric behavior, but the high dielectric constant (?m = 34,200 at 1 kHz) and piezoelectric constant (d33 = 709 pC/N) were observed for this composition close to the morphotropic phase boundary. Comparatively, introduction of 10% PbZrO3 into Pb(Mg1/3Nb2/3)O3-PbTiO3 (65/35) ceramics enhanced the diffuse phase transition as well as the rhombohedral to tetragonal phase transition temperature, while it also kept the high dielectric constant (?m = 29,600 at 1 kHz) and piezoelectric constant (d33 = 511 pC/N).  相似文献

10 mol% Pb(Fe1/2Nb1/2)O3 (PFN) modified Pb(Mg1/3Nb2/3)O3-PbZr0.52Ti0.48O3 (PMN-PZT) relaxor ferroelectric ceramics with compositions of (0.9 − x)PMN-0.1PFN-xPZT (x = 0.1, 0.2, 0.3, 0.4, 0.5, 0.6, 0.7, 0.8 and 0.9) were prepared. X-ray diffraction investigations indicated that as-prepared ceramics were of pure perovskite phase and the sample with composition of x = 0.8 was close to morphotropic phase boundary (MPB) between rhombohedral and tetragonal phase. Dielectric properties of the as-prepared ceramics were measured, and the Curie temperature (Tc) increased sharply with increasing PZT content and could be higher than 300 °C around morphotropic phase boundary (MPB) area. At 1 kHz, the sample with composition of x = 0.1 had the largest room temperature dielectric constant ?r = 3519 and maximum dielectric constant ?m = 20,475 at Tm, while the sample with composition of x = 0.3 possessed the maximum dielectric relaxor factor of γ = 1.94. The largest d33 = 318 pC/N could be obtained from as-prepared ceramics at x = 0.9. The maximum remnant polarization (Pr = 28.3 μC/cm2) was obtained from as-prepared ceramics at x = 0.4.  相似文献

Bi3.25Eu0.75Ti3O12 (BET) thin films were deposited on Pt/Ti/SiO2/Si(111) substrates by a metal-organic decomposition method. The effects of annealing temperatures 600-800 °C on microstructure, ferroelectric, dielectric and piezoelectric properties of BET thin films were studied in detail. The spontaneous polarization (87.4 × 10− 6 C/cm2 under 300 kV/cm), remnant polarization (65.7 × 10− 6 C/cm2 under 300 kV/cm), the dielectric constant (992.9 at 100 kHz) and the effective piezoelectric coefficient d33 (67.3 pm/V under 260 kV/cm) of BET thin film annealed at 700 °C are better than those of the others. The mechanisms concerning the dependence of the enhancement d33 are discussed according to the phenomenological equation, and the improved piezoelectric performance could make the BET thin film a promising candidate for piezoelectric thin film devices.  相似文献

High-performance pyroelectric infrared (IR) detectors have been fabricated using tantalate-doped lithium niobate LiNb1 − xTaxO3 (abbreviated as LNT, with x = 0-1.0) thin films deposited on Pt(111)/Ti/SiO2/Si(100) substrates by diol-based sol-gel processing, in which, tantalate (Ta) is adopted as dopant in lithium niobate. The randomly oriented LNT thin film exhibits a relatively small dielectric constant and a large pyroelectric coefficient. The pyroelectric characteristics of detectors with various tantalate contents, as a function of modulation frequency, were investigated. It was found that LiNb0.8Ta0.2O3 had the largest voltage responsivity of 7020 (V/W) at 70 Hz, and a specific detectivity (D?) of 7.76 × 107 cm Hz1/2/W at 200 Hz. These results indicate that the LNT thin film with x = 0.20 is most suitable for application as high-performance pyroelectric thin-film detectors.  相似文献

The microwave dielectric properties and the microstructures of Nd(Co1/2Ti1/2)O3 ceramics prepared by conventional solid-state route have been studied. The prepared Nd(Co1/2Ti1/2)O3 exhibited a mixture of Co and Ti showing 1:1 order in the B-site. It is found that low-level doping of B2O3 (up to 0.75 wt.%) can significantly improve the density and dielectric properties of Nd(Co1/2Ti1/2)O3 ceramics. Nd(Co1/2Ti1/2)O3 ceramics with additives could be sintered to a theoretical density higher than 98.5% at 1320 °C. Second phases were not observed at the level of 0.25-0.75 wt.% B2O3 addition. The temperature coefficient of resonant frequency (τf) was not significantly affected, while the dielectric constants (?r) and the unloaded quality factors Q were effectively promoted by B2O3 addition. At 1320 °C/4 h, Nd(Co1/2Ti1/2)O3 ceramics with 0.75 wt.% B2O3 addition possesses a dielectric constant (?r) of 27.2, a Q × f value of 153,000 GHz (at 9 GHz) and a temperature coefficient of resonant frequency (τf) of 0 ppm/°C. The B2O3-doped Nd(Co1/2Ti1/2)O3 ceramics can find applications in microwave devices requiring low sintering temperature.  相似文献

Ag2Cu2O3 thin films were deposited on glass substrates by RF magnetron sputtering of an equiatomic silver-copper target (Ag0.5Cu0.5) in reactive Ar-O2 mixtures. The reactive sputtering was done at varying power, oxygen flow rate and deposition temperature to study the influence of these parameters on the deposition of Ag2Cu2O3 films. The film structure was determined by X-ray diffraction, while the optical properties were examined by spectrophotometry (UV-vis-NIR) and photoluminescence. Furthermore, the film thickness and resistivity were measured by tactile profilometry and 4-point probe, respectively. Additional mobility, resistivity and charge carrier density Hall effect measurements were done on a few selected samples. The best films in terms of stoichiometry and crystallography were achieved with a sputtering power of 100 W, oxygen and argon flow rates of 20 sccm (giving a deposition pressure of 1.21 Pa) and a deposition temperature of 250 °C. The optical transmittance and photoluminescence spectra of films deposited with these parameters indicate several band gaps, most prominently, a direct one of around 2.2 eV. Electrical characterization reveals charge carrier concentrations and mobilities in the range of 1021-1022 cm− 3 and 0.01-0.1 cm2/Vs, respectively.  相似文献

Highly (001)-oriented 1 mol% Mg doped (Ba0.67,Sr0.33)TiO3 (BST) films with a thickness of 1.25 μm were grown on (110) SrRuO3/(001) SrTiO3 substrates by pulsed laser deposition. X-ray diffraction measurements reveal that the BST thick films have very high crystalline quality, and have a distorted lattice with a large tetragonality a/c = 1.012. The BST thick films have a remanent polarization (Pr) value as large as 10.1 μC/cm2 and a coercive electric field (Ec) value of 65.0 kV/cm. The films possess dielectric constant and loss values of εr = 385.36 and tgδ = 0.038 at 1 kHz and room temperature. The leakage currents of the films are on the order of 10− 5 A/cm2 at ± 150 kV/cm. The mechanism for enhancing electric properties of the Mg doped BST films was also discussed.  相似文献

Lead-free polycrystalline BiFeO3 (BFO) thin films were developed using a chemical solution deposition method to deposit the films and the multi-mode 2.45 GHz microwave furnace to optimize the annealing condition of the films. Phase-pure BFO films were obtained at 500 °C-600 °C for 1-5 min with a heating rate of 10 °C/min. The film by microwave annealing (MW) at 550 °C for 5 min exhibited a (012)-preferred orientation with a dense morphology of grain size ~ 294 nm. Its dielectric constant of 96.2, low leakage current density of 2.466 × 10− 6 A/cm2, polarization (2Pr) and coercive field (2Ec) of 0.931 μC/cm2 and 57.37 kV/cm, respectively, were improved compared to those by conventional annealing (CA) at the same annealing conditions.  相似文献

Multiferroic BiFeO3/Bi4Ti3O12 (BFO/BTO) double-layered film was fabricated on a Pt(111)/Ti/SiO2/Si(100) substrate by a chemical solution deposition method. The effect of an interfacial BTO layer on electrical and magnetic properties of BFO was investigated by comparing those of pure BFO and BTO films prepared by the same condition. The X-ray diffraction result showed that no additional phase was formed in the double-layered film, except BFO and BTO phases. The remnant polarization (2Pr) of the double-layered film capacitor was 100 μC/cm2 at 250 kV/cm, which is much larger than that of the pure BFO film capacitor. The magnetization-magnetic field hysteresis loop revealed weak ferromagnetic response with remnant magnetization (2Mr) of 0.4 kA/m. The values of dielectric constant and dielectric loss of the double-layered film capacitor were 240 and 0.03 at 100 kHz, respectively. Leakage current density measured from the double-layered film capacitor was 6.1 × 10− 7 A/cm2 at 50 kV/cm, which is lower than the pure BFO and BTO film capacitors.  相似文献
