利用X射线吸收精细结构、X射线衍射和磁性测量等技术研究脉冲激光气相沉积法制备的Zn1-xCoxO (x=0.01,0.02)稀磁半导体薄膜的结构和磁性.磁性测量结果表明Zn1-xCoxO样品都具有室温铁磁性.X射线衍射结果显示其薄膜样品具有结晶良好的纤锌矿结构.荧光X射线吸收精细结构测试结果表明,脉冲激光气相沉积法制备的样品中的Co离子全部进入ZnO晶格中替代了部分Zn的格点位置,生成单一相的Zn1-xCoxO 稀磁半导体.通过对X射线吸收近边结构谱的分析,确定Zn1-xCoxO薄膜中存在O空位,表明Co离子与O空位的相互作用是诱导Zn1-xCoxO产生室温铁磁性的主要原因. 关键词: 1-xCoxO稀磁半导体')" href="#">Zn1-xCoxO稀磁半导体 X射线吸收精细结构谱 脉冲激光气相沉积法  相似文献

采用分子束外延技术分别在不同晶面的蓝宝石(sapphire Al2O3)基片上制备了沿c轴生长的Zn0.96Co0.04O稀磁半导体薄膜.发现在Al2O3(1120)晶面(a面)上薄膜是二维层状外延生长的高质量单晶薄膜,而在Al2O3(0001)晶面(c面)上薄膜却具有有趣的孪晶结构,部分区域相互之间有一个30°的面内转动来减少和基片之间的失配度.在孪晶薄膜中存在的这些相互旋转形成的区域界面上会引起载流子强烈的散射作用,导致载流子迁移率的下降和平均自由程的缩短.利用X射线吸收精细结构技术证明了无论单晶还是孪晶的Zn0.96Co0.04O薄膜中所有的Co都以+2价替代进入了ZnO的晶格,而没有形成任何杂相.而对其磁性研究发现,孪晶的薄膜样品比高质量的单晶薄膜样品具有大得多的饱和磁矩.这充分说明孪晶薄膜中的铁磁性来源与缺陷有关.我们还对铁磁性耦合机制进行了探讨. 关键词: Co掺杂ZnO 稀磁半导体 X射线吸收精细结构 单晶和孪晶薄膜  相似文献

研究了以固相反应法制备Co掺杂ZnO粉体的磁性和光学性能,测试结果表明对于均匀掺杂的Zn0.95Co0.05O粉体,Co2+随机取代Zn2+的位置进入ZnO晶格.Co2+之间的3d自旋电子耦合交换作用使得近邻的Co2+自旋反平行,Zn0.95Co0.05O粉体在3—300K表现为顺磁性,而非铁磁性. 关键词: ZnO 固相反应 稀磁半导体 顺磁性  相似文献

采用磁约束电感耦合等离子体增强溅射法(ICP-PVD)在Si(100)和石英玻璃衬底上沉积了Zn0.95Co0.05O薄膜。XRD谱显示薄膜具有较强的(002)衍射峰,表明Zn0.95Co0.05O薄膜为c轴择优取向生长;透过光谱显示Zn0.95Co0.05O薄膜具有良好的透过性,其在可见光和红外波段的平均透过率大于80%,吸收光谱表明Co2+取代了Zn2+处于四配位晶体场中;喇曼光谱证明Zn0.95Co0.05O薄膜具有良好的六方纤锌矿结构;室温PL谱测量发现在可见光的蓝光波段和绿光波段存在较宽的发光带,却没有发现本征的近紫外光发射,这是由于Co掺杂后引入较多的缺陷导致的。  相似文献

从实验和理论上阐述了氧空位对Co掺杂ZnO半导体磁性能的影响.采用磁控溅射法在不同的氧分压下制备了Zn095Co005O薄膜,研究了氧分压对薄膜磁性能的影响.实验结果表明,高真空条件下制备的Zn095Co005O薄膜具有室温铁磁性,提高氧分压后制备的薄膜铁磁性逐渐消失.第一性原理计算表明,在Co掺杂ZnO体系中引入氧空位有利于降低铁磁态的能量,铁磁态的稳定性与氧空位和Co之间的距离密切相关. 关键词: Co掺杂ZnO 稀磁半导体 第一性原理计算 氧空位缺陷  相似文献

采用溶胶-凝胶法制备了Zn1-xFexO(x=0.01,0.05,0.10)纳米薄膜。X射线衍射谱显示所有样品均具有六角纤锌矿结构。而且在X射线衍射谱中没有发现其他相存在。研究了在不同的溶液浓度、退火温度和Fe浓度下制备的掺杂ZnO薄膜的光致发光谱。结果表明,热退火提高了样品的光学质量。溶液浓度为0.1mol/L,且Fe含量较低的条件下,样品的光学质量有所提高。  相似文献

不同的制备工艺对ZnO薄膜的微结构和性能有很大的影响,为了得到成本较低,样品具有较好特性的实验方法,对于制备手段进行了探索。使用PVA溶胶-凝胶法制备了Zn0.88Co0.12O薄膜,研究了不同退火工艺对其微结构的影响。对于Zn0.88Co0.12O样品的微结构和室温下的铁磁性和发光特性,具体比较分析了产生原因。对比了Co掺杂和复合Co、Fe掺杂Zn0.88(Co0.5Fe0.5)0.12O样品的微结构,采用振动样品磁强计(VSM)测量了样品的磁特性,发现单一掺杂的薄膜具有更好的晶体质量和更强的磁性。  相似文献

采用超声喷雾热分解(Ultrasonic Spray Pyrolysis,USP)方法,以醋酸锌、醋酸镁、醋酸铵、氯化铝的混合水溶液为前驱溶液,在单晶Si(100)衬底上制备了ZnO,Zn0.81Mg0.19O,N-Al共掺杂ZnO和N-Al共掺杂Zn0.81Mg0.19O薄膜。以X射线衍射(XRD)、场发射-扫描电镜(FE-SEM)、霍尔效应(Hall-effect)、光致发光(Photoluminescence,PL)谱等手段研究了薄膜的晶体结构、表面形貌、电学性能、光学性能和带隙变化。电学测试结果表明,未掺杂ZnO及Zn0.81Mg0.19O薄膜为n型导电;而N-Al共掺杂ZnO和N-Al共掺杂Zn0.81Mg0.19O薄膜呈p型导电。Zn0.81Mg0.19O和N-Al共掺杂Zn0.81Mg0.19O(p型)薄膜在维持ZnO纤锌矿结构的前提下,光学带隙随Mg掺杂量增加而增大。初步结果显示,优化工艺参数下通过Mg掺杂制备光学带隙可调的p型Zn0.81Mg0.19O薄膜,对于试制Zn1-xMgxO基同质p-n结、短波长(紫外、深紫外)器件等方面有重要意义。  相似文献

A series of high quality single crystalline epitaxial Zn0.95Co0.05O thin films is prepared by molecular beam epitaxy. Superparamagnetism and ferromagnetism are observed when the donor density is manipulated in a range of 1018 cm-3-1020 cm-3 by changing the oxygen partial pressure during film growth. The conduction shows variable range hopping at low temperature and thermal activation conduction at high temperature. The ferromagnetism can be maintained up to room temperature. However, the anomalous Hall effect is observed only at low temperature and disappears above 160 K. This phenomenon can be attributed to the local ferromagnetism and the decreased optimal hopping distance at high temperatures.  相似文献

We report on the growth of cubic spinel ZnCo2O4 thin films by reactive magnetron sputtering and bipolarity of their conduction type by tuning of oxygen partial pressure ratio in the sputtering gas mixture. Crystal structure of zinc cobalt oxide films sputtered in an oxygen partial pressure ratio of 90% was found to change from wurtzite Zn1−xCoxO to spinel ZnCo2O4 with an increase of the sputtering power ratio between the Co and Zn metal targets, DCo/DZn, from 0.1 to 2.2. For a fixed DCo/DZn of 2.0 yielding single-phase spinel ZnCo2O4 films, the conduction type was found to be dependent on the oxygen partial pressure ratio: n-type and p-type for the oxygen partial pressure ratio below ∼70% and above ∼85%, respectively. The electron and hole concentrations for the ZnCo2O4 films at 300 K were as high as 1.37×1020 and 2.81×1020 cm−3, respectively, with a mobility of more than 0.2 cm2/V s and a conductivity of more than 1.8 S cm−1.  相似文献

Phase pure Zn1?x Co x O thin films grown by pulsed laser deposition have transmittance greater than 75 % in the visible region. Raman studies confirm the crystalline nature of Zn1?x Co x O thin films. Zn0.95Co0.05O thin films show room temperature ferromagnetism with saturation magnetization of 0.4μ B /Co atom. The possible origin of paramagnetism at higher Co doping concentrations can be attributed to the increased nearest-neighbor antiferromagnetic interactions between Co2+ ions in ZnO matrix. XPS confirms the substitution of Co2+ ions into the ZnO host lattice.  相似文献

The Zn0.9Co0.1O films are fabricated by chemical solution deposition method. All the films have the ZnO wurtzite structure with a preferential orientation along the c-axis. The analysis of X-ray near-edge absorption spectroscopy and X-ray photoelectron spectroscopy indicates that the valence of Co is +2, and there are oxygen vacancies in Zn0.9Co0.1O films annealed in Ar atmosphere. Extended X-ray absorption fine structure results reveal that Co2+ ions have dissolved into ZnO and substituted for Zn2+ ions. Magnetization measurements show that the film annealed in Ar exhibits ferromagnetism which can be explained by the formation of bound magnetic polarons.  相似文献

We report on the analysis of optical transmittance spectra and the resulting ferromagnetic characteristics of sputtered Zn1−xCoxO films. Zn1−xCoxO films were prepared on (0001)-oriented Al2O3 substrates by the radio-frequency (rf) magnetron co-sputtering method. The XRD results showed that the crystallinity of films was properly maintained up to x=0.30 and no second phase peaks were detected up to x=0.40. The transmittance spectra showed both the increase of the absorption band intensity and the red shift of the absorption peak as well as the band edge with increasing x. We have proved experimentally that these changes depend on Co concentration. These optical properties suggest that sp-d exchange interactions and typical d-d transitions become activated with increasing x, which leads to the enhancement of ferromagnetic properties in Zn1−xCoxO films as shown in the AGM results. Therefore, it is concluded that the ferromagnetism derives from the substitution of Co2+ for Zn2+ without changing the wurtzite structure.  相似文献
