We report the first demonstration of an end-pumped vertical-external-cavity surface-emitting semiconductor laser (VECSEL) with more than 9.1-W continuous-wave output power at a wavelength of 1079 nm. In order to enable the VECSEL to operate in an end-pumping scheme, a liquid capillary bonding method is used to bond the VECSEL chip to the surface of an optically transparent heat spreader. Moreover, a modified distributed Bragg reflector is applied to the VECSEL chip structure to maximize the pump efficiency. These will result in an end-pumped VECSEL that is characterized by high output power with good beam quality without additional antireflection coatings of the samples. In combination with an end-pumped scheme and desirable output beam, the end-pumped VECSEL will prove useful in a variety of applications requiring compact module and efficient source with high output power. 相似文献

利用ANSYS有限元热分析软件对光抽运垂直外腔面发射激光器(OPS-VECSEL)内部的热场分布和热矢量分布进行了模拟,对比分析了两种散热结构的散热性能,讨论了抽运光斑的参量和金刚石散热片厚度对器件热特性的影响。模拟分析表明:在抽运功率密度较大时,与单面键合金刚石散热片结构相比,双金刚石散热片结构的OPS-VECSEL温升较低,引起的谐振波长差较小,热量向芯片上下两侧散失有利于器件的散热,并且随着抽运功率密度的增大,双散热片结构的散热优势就越明显;当上部金刚石散热片的厚度为500μm、下部金刚石散热片的厚度在300~500μm时可以实现很好的散热效果。 相似文献

The monolithic integration of pump lasers and optically pumped vertical-external-cavity surface-emitting lasers is demonstrated. An innovative contacting scheme for the pump lasers offers high design flexibility and scalability. First devices at 1000 nm generate output powers of 2.5 W in pulsed and 0.65 W in continuous-wave operation. 相似文献

We report on a novel material developed as the gain medium for a vertical-external-cavity surface-emitting laser (VECSEL) operating around 850 nm. The new material departs from the conventional approach of using GaAs as the quantum-well (QW) material and expands the previously reported concept of using InAlGaAs QWs. The inclusion of indium pins dislocation propagation into the active region of the VECSEL. Crucial for the success of this design is also the development of indium and phosphorous containing quinternary strain-compensating layers. These surround the QWs and provide a more substantial resistance to defect propagation. Results are presented for stable high-power single spatial mode operation of a laser based on this material together with measurements of the unsaturated gain of the device and the characteristic temperature for the threshold power 相似文献

We report an improved optical pumping efficiency in a vertical-external-cavity surface-emitting laser (VECSEL) by employing the double-band mirror (DBM), which acts as a pump beam reflector as well as a cavity mirror. The optical pumping efficiency of a VECSEL with the DBM was increased by 23%, as compared to one with the conventional distributed Bragg reflector. It was found that the use of the DBM was more effective in the VECSEL with the shorter absorption layer thickness. 相似文献

A formulation to deal with materials having dispersive and nonlinear characteristics in the finite-element time-domain method is proposed. The approach is illustrated by an electric discharge simulation in a spark gap switch based on the collision plasma vector differential equation with a polarization current dependent resistivity. The simulated voltage response across the spark gap switch matches the waveform of the measured curve and allows the extraction of the unknown plasma frequency for the electric discharge in air. 相似文献

A novel structure and mechanism for high-speed modulation of semiconductor lasers are proposed and analyzed. The modulator consists of an antiresonant cavity acting as a rear reflector of the laser. The change of the absorption coefficient in the modulator results in a change in the reflectivity of the rear reflector, and consequently the Q-factor, the lasing threshold, and the output power. An implementation structure and numerical results for a Q-modulated distributed feedback laser are presented.
