采用脉冲激光沉积法制备了La0.88Te0.12MnO3(LTMO)/Si异质结,该异质结具有光生伏特效应和良好的整流特性.光生电压在394 μs的时间内很快增加到最大值然后逐渐减小.在T=80 K时,光生电压的最大值大约是13.7 mV.随着温度的升高,热涨落致使光生电压最大值总体呈现减小趋势,而且是非线性减小,这主要是由LTMO层发生金属绝缘体转变而导致的LTMO层能带结构的变化引起的. 关键词: 异质结 光生伏特效应 电子掺杂  相似文献

界面效应在提升异质结构材料的多铁性能方面有着重要的作用. 本文采用脉冲激光沉积技术在SrTiO3(STO)基片上制备了Bi0.8Ba0.2FeO3(BBFO)/La2/3Sr1/3MnO3(LSMO)异质结. X-射线衍射图谱表明异质结呈现单相外延生长, 利用高分辨透射电镜进一步证实了BBFO为四方相结构. X-射线光电子能谱证实异质结中只存在Fe3+ 离子, 没有产生价态的变化, 揭示了异质结铁电和铁磁性的增强与BBFO/LSMO的界面有关. 同时, 测试了磁电阻(MR)和磁介电(MD), 当磁场强度为0.8 T, 温度为70 K时, MR约为-42.2%, MD约为21.2%. 并且发现在180 K时出现磁相的转变. 实验结果揭示出异质界面效应在提升材料的多铁性和磁电耦合效应方面具有超常的优点, 是加快多铁材料实际应用的有效途径.  相似文献

采用磁控溅射法制备的La1-xSrxMnO3 (LSMO)/TiO2异质pn结表现出很好的整流特性.室温电流电压特性曲线显示随着Sr掺杂的增加,扩散电压增大,这可能由于Sr掺杂的增加导致载流子浓度增大所致.电流电压变温特性曲线显示随着测量温度的降低,扩散电压增大,这可能由于随着测量温度的变化导致界面电子结构的变化所致.值得提出的,异质pn结电阻随温度变化曲线表现出单层LSMO的金属绝缘相变特性,并且在低测量温度时表现出随着测量温度的降低结电阻增大,这可能是由于宽带隙的TiO2的引入导致. 关键词: 异质结 整流特性 庞磁阻  相似文献

采用脉冲激光沉积技术制备了SrTiO3和SrNb0.2Ti0.8O3薄膜.X射线衍射分析表明在LaAlO3(100)单晶平衬底上生长的SrTiO3及SrNb0.2Ti0.8O3薄膜是沿[001]取向的近外延生长.随着氧压在一定范围内逐渐增大,SrTiO3薄膜的晶格参数减小,而SrNb0.2Ti0.8O3薄膜的晶格参数先减小后增大.同时摸索出制备具有二维电子气超晶格(SrTiO3/SrNb0.2Ti0.8O3)L的最佳氧压为1.0×10-2Pa.另外在LaAlO3(100)倾斜衬底上制备的SrNb0.2Ti0.8O3薄膜中观察到激光感生热电电压效应. 关键词: 0.2Ti0.8O3薄膜')" href="#">SrNb0.2Ti0.8O3薄膜 晶格参数 激光感生热电电压 脉冲激光沉积  相似文献

铁电薄膜异质结的光伏效应因具有重要的应用前景而备受关注,而且其中多种光伏效应机制的共存带来了丰富而复杂的物理内涵.为了研究界面对光伏效应的重要作用,制备了基于BiFeO_3铁电薄膜的具有"金属/铁电体/半导体"非对称电极结构的Pt/BiFeO_3/Nb:SrTiO_3异质结,并系统研究了其在不同波长(365和445 nm)激光照射下的光伏效应.在365 nm, 74 mW/cm~2光照下,异质结的光伏开路电压高达0.55 V.而且,由于光激发和光吸收过程的不同, 365 nm激光照射下该异质结的开路电压和短路电流比445 nm激光照射下的结果显著提高.随着温度降低,开路电压单调上升,而不同波长下的短路电流则表现出不同的变化规律.另外,随着光强的提高,异质结整流效应获得增强,通过分析,空间电荷限制电流传导机制对异质结输运有重要贡献,而光生载流子将通过填充缺陷影响输运特性.  相似文献

二维材料异质结器件具有纳米级厚度及范德瓦耳斯接触表面,因而表现出独特的光电特性.本文构建了栅压可调的MoS2/MoTe2垂直异质结器件,利用开尔文探针力显微镜(KPFM)技术结合电输运测量,揭示了MoS2/MoTe2异质结分别在黑暗和532 nm激光照射条件下的电荷输运行为,发现随着栅压的变化异质结表现出从n-n+结到p-n结的反双极性特征.系统地解释了MoS2/MoTe2异质结的电荷输运机制,包括n-n+结和p-n结在正偏和反偏下条件下的电荷输运过程、随栅压变化而发生的转变的结区行为、接触势垒对电荷输运的影响、n-n+结和p-n结具有不同整流特征的原因、偏压对带间隧穿的重要作用及光生载流子对电学输运行为的影响等.本文所使用的方法可推广到其他二维异质结体系,为提高二维半导体器件性能及其应用提供了重要的参考和借鉴.  相似文献

采用脉冲激光沉积法在(100)0.7wt%Nb:SrTiO3(NSTO)衬底上制备了La0.8Sr0.2MnO3(LSMO)/NSTO(100)异质结,仔细研究了原位沉积氧压和真空退火对LSMO/NSTO异质结的结构及其整流伏安特性的调控.X-射线线性扫描和原子力显微镜测量显示,低氧压制备的LSMO/NSTO(100)异质结具有良好的外延结构和平整的表面.电流-电压(I~V)曲线显示,沉积氧压为100mTorr的异质p~n结展现出极好的整流伏安特性;而氧压为240mTorr的异质p~n结平缓增加的电流可解释为异质p~n结在界面处晶格缺陷的增加.作为对比,沉积氧压调控的LSMO/SrTiO3(100)薄膜的输运性也被研究.电阻率结果显示,低氧压制备的LSMO薄膜,其电阻率的增加及金属-半导体转变温度Tp的降低归因于氧空位增加诱导的Mn4+离子减少及MnO6八面体的畸变.  相似文献

The perovskite p–n heterojunctions were fabricated by depositing La0.9Sr0.1MnO3 (LSMO) layers with thicknesses ranging from 20 to 400 Å on SrNb0.01Ti0.99O3 (SNTO) single-crystal substrates by laser molecular beam epitaxy (laser-MBE). The open-circuit photovoltage of the LSMO/SNTO heterojunction at room temperature increases with the increase of the thickness of LSMO layer. This result is ascribed to the increase of the carrier amount and the enhancement of the built-in electric field in the space-charge region of the LSMO/SNTO heterojunction with the increase of the thickness of LSMO layer. Furthermore, we found that the speed of photovoltaic response is almost independent of the thickness of LSMO layer in the heterojunction.  相似文献

采用脉冲激光沉积法制备了BaTiO_3(BTO)与缺氧的铁磁绝缘态La_(0.67)Sr_(0.33)MnO_(3-δ)(LSMO)构成的磁电复合薄膜,研究了20—300K温度区间内磁场对电极化特性和介电特性的影响.研究发现,施加磁场使得电滞回线的剩余极化强度和矫顽场均增大,其变化率峰值分别为111.9%和89.6%,峰值温度分别为40K和60K.异质结具有显著的磁介电效应,在测量温度区间内,磁场使得介电常数增大,介电损耗减小.在0.8T场强下,介电常数的最大磁致变化率出现在60K,达到了300%,而介电损耗也在此温度实现了最大变化,减小为零场时的50.9%.该磁电复合薄膜的磁致电极化和磁介电特性的极值均出现在LSMO层的磁电阻峰值温度附近,这说明磁场对电滞回线和介电参数的调制应该源自电荷相关的耦合作用.其可能的机理是磁场使得锰氧化物中的Mn离子局域磁矩趋于有序排列,并通过自旋-轨道耦合以及界面效应间接影响了BTO的电极化特性.研究结果对于多铁器件的开发和应用具有重要意义.  相似文献

A series of new compounds Ba4(Pb1−xBix)3O10 with 0≤x<0.3 has been prepared and characterized by X-ray and electron diffraction. The d.c. resistivity vs. temperature data for different x values are presented and structural features are compared to those of the superconducting phase Ba(Pb1−xBix)O3. The “mother-compound” Ba4Pb3O10 is tetragonal, with lattice constants A=0.4280(1) and C=3.017(1) nm. Its structure can be regarded as a stacking of Ba(PbBi)O3 triple-layers, separated by single BaO layers. Electron diffraction reveals the presence of a weak superstructure with the a-axis related to that of the perovskite by a=√2ap. Frequent intergrowth of this phase with the perovskite structure is observed. The conductivity of the samples Ba4Pb3O10 is nearly independent of temperature, while Bi-doped samples exhibit semiconductor-like behaviour at low temperature. No superconducting transition is observed down to 2K.  相似文献

The heteroepitaxy in DyMnO3/Er1Ba2Cu3O7-δ bilayer thin films on LaAlO3 (100) substates was characterized by four-circle X-ray diffractometry. The Er1Ba2Cu3O7-δ thin films on LaAlO3 (100) substrates were prepared by molecular-beam deposition (MBD) and post-growth annealing in wet and dry O2 at 880°C, whereas the DyMnO3 thin films on the Er1Ba2Cu3O7-δ/LaAlO3 (100) heterostructure were deposited by MBD and post-growth annealing in dry O2 at 750°C. The conventional X-ray diffraction (XRD) patterns as well as pole figures (φ-scans) for specific (hkl) reflections were acquired. The Er1Ba2Cu3O7-δ thin film in the DyMnO3/Er1Ba2Cu3O7-δ/LaAlO3 (100) heterostructure showed [001] oriented epitaxial growth, as expected. The DyMnO3 thin film on the Er1Ba2Cu3O7-δ epilayer in the heterostructure grew with (110) epitaxy in its metastable orthorhombic phase (lattice constants: ao=5.272 Å, bo=5.795 Å and co=7.38 Å). The heteroepitaxial relationships at the orthorhombic-DyMnO O3 (110) /Er1Ba2Cu3O7-δ (001) interface was determined as the following: DyMnO3 (110) Er1Ba2Cu3O7-δ (001), DyMnO3 [1 0] ¶r; Er1Ba2Cu3O7-δ[100] or Er1Ba2Cu3O7-δ[010], and DyMnO3 [001] ¶r; Er1Ba2Cu3O 7-δ[010] or Er1Ba2Cu3O7-δ [100].  相似文献

Ultrafast photoelectric characteristic has been observed in La0.67Ca0.33MnO3 films on tilted SrTiO3 substrates. A pico-second (ps) open-circuit photovoltage of the perovskite manganese oxide films has been obtained when the films were irradiated by a 1.064μm laser pulse of 25 ps duration. The rise time and full width at half-maximum of the photovoltage pulse are ~300 ps and ~700 ps, respectively. The photovoltaic sensitivity was as large as ~500 mV/mJ.  相似文献

A new layered perovskite compound, Ag2La2Ti3O10, was synthesized by an ion-exchange reaction of M2La2Ti3O10 (M = Na,K) with a AgNO3 molten salt. The crystal structure and the ionic conductivity of the ion-exchanged compound were investigated. The ionic conductivities attributed to the interlayer silver ions were observed at high temperatures. The ionic conductivity of Ag2La2Ti3O10 was much higher than that of Na2La2Ti3O10, while the interlayer sodium ions in Na2La2Ti3O10 and silver ions in Ag2La2Ti3O10 have almost the same rock-salt type coordination. The higher conductivity of Ag2La2Ti3O10 is probably due to the higher polarizability of silver ions.  相似文献

调制辐射体的可见和近红外区域的辐射光谱与光伏电池吸收光谱的匹配是开发高性能热光伏电池技术的关键.采用电子束蒸发在单晶硅衬底上制备金属Er薄膜并进行后氧化处理制备Er_2O_3薄膜型辐射体.X射线衍射结果表明薄膜结晶良好,且Si基底对Er_2O_3薄膜的晶体结构没有显著影响.X射线光电子能谱拟合结果表明薄膜中Er元素和O元素符合Er_2O_3的化学计量比.高温近红外光谱测试结果表明,样品在1550 nm左右出现了明显的Er~(3+)离子的特征辐射峰,这与GaSb光电池的吸收光谱相匹配.  相似文献

采用旋涂Al_2O_3前驱体溶液和低温退火的方法在活性层上形成Al_2O_3薄膜,并与MoO_3结合形成Al_2O_3/MoO_3复合阳极缓冲层,制备了以聚3-己基噻吩:[6.6]-苯基-C_(61)-丁酸甲酯(P3HT:PC_(61)BM)为活性层的倒置聚合物太阳能电池,并通过改变Al_2O_3前驱体溶液的浓度来分析复合阳极缓冲层对器件性能的影响.结果发现,Al_2O_3/MoO_3复合阳极缓冲层能有效调控倒置聚合物太阳能电池的光电性能及其稳定性.当Al_2O_3前驱体溶液的浓度为0.15%时,器件光伏性能达到最优值,与MoO_3单缓冲层的器件相比,光电转换效率(PCE)由3.85%提高到4.64%;经过80天老化测试后,具有复合阳极缓冲层的器件PCE保留为初始值的76%,而单缓冲层的器件PCE已经下降到50%以下.器件性能得到改善的原因是Al_2O_3/MoO_3复合阳极缓冲层增强了倒置太阳能电池器件阳极对空穴的收集能力,同时钝化了器件活性层,从而提升了太阳能电池器件的光伏性能及其稳定性.  相似文献

The metal-insulator transition in the solid solution Bi2Sr2Ca1−xYxCu2O8+δ (0≤x≤1) has been investigated by TGA (oxygen content) and by X-ray absorption spectroscopy (Bi and Cu valence states). Resistivity and AC magnetic susceptibility measurements have shown that the superconducting properties and the metallic behavior vanish for x>0.55. The oxygen content δ is larger than x/2 for x≤0.3 and smaller than x/2 for x≥0.6. For x=0, the Cu K edge shows a shift towards high energy with respect to the Cu(II) oxide La2CuO4; this shift decreases with increasing x in agreement with the decrease of the doping hole density and the variations of the physical properties. For 0≤x≤0.3, the Bi L3 edge shows a shift of 1 eV towards low energy with respect to the Bi(III) oxide Bi2O3 in agreement with the charge transfer between [CuO2] and [BiO] planes. This shift also decreases with increasing x, but is still present for the x=0.6 composition for which δ is smaller than x/2. A model of the metal-insulator transition in this series is proposed based on the fact that the intercalation of excess oxygen raises the bottom of the Bi-O band with respect to the Fermi level and decreases the contribution of the Bi-O electron pocket to the hole density.  相似文献
