X-ray diffraction pattern and AFM results confirm the nanostructure of p-ZnGa2Se4/n-Si. The unit cell lattice parameters, the crystallite size L, the dislocation density δ, and the main internal strain ε were calculated. The temperature and frequency-dependent electrical characteristics of the Al/p-ZnGa2Se4/n-Si/Al heterojunction diode (HJD) have been investigated to determine the interface states which are responsible for the non-ideal behavior of the characteristics of the diode. The capacitance–voltage (CV), conductance–voltage (GV), and series resistance–voltage (R sV) characteristics of the diode have been analyzed in the frequency range of 5 kHz–1 MHz and temperature range of 303–423 K. The interfaces states of the diode were determined using conductance–voltage technique. The interface state density profile for the diode was obtained as a function of temperature and frequency. The values of the built-in potential V bi, the doping concentration N d and the barrier height φ b(C–V) of the diode were calculated at different temperatures and frequencies. Our experimental results revealed that both the series resistance and interface state density values must be taken into account in studying the impedance spectroscopy of HJD to stand up their performance for electronic applications characteristics.  相似文献

Thixotropy of flowable mortar and concrete is an important property that affects stability and form pressure characteristics. The increase in thixotropy can reduce lateral pressure on formwork systems. On the other hand, low thixotropy or a continuous casting is required to eliminate the formation of weak interface between lifts in multilayer casting. Thixotropy can be assessed by determining the rate of structural build-up at rest, which necessitates the use of simple and robust test methods to be quantified. Five field-oriented test methods that can be used for the determination of structural build-up at rest of mortar and concrete are proposed in this paper in an attempt to select a reliable field-oriented test. This includes the inclined plane (IP), portable vane (PV), undisturbed slump spread (USS), cone penetration (CP), and K-slump test methods. The repeatability of these test methods was determined four times using two concrete-equivalent mortars and two self-consolidating concretes (SCC) of different thixotropy levels. The IP, PV, and USS tests showed relative error (RE) values of 0.5?C37?%. The CP test was successfully used to determine structural build-up of mortar; however, it was difficult to assess the thixotropy of concrete. The K-slump test exhibited a RE, less than 12?% for SCC mixtures with low thixotropy, but up to 76?% for highly thixotropic SCC. Good correlations were established among the various structural build-up indices determined from the proposed test methods and those determined by rheometric tests using various concrete.  相似文献

This paper presents an analysis by which the dynamic performances of a permanent magnet synchronous motor (PMSM) motor is controlled through a hysteresis current loop and an outer speed loop with different controllers. The dynamics of the wind turbine pumping drive system with (PI) and a fuzzy sliding mode (FSM) speed controllers are presented. In order to optimize the overall system efficiency, a maximum power point tracker is also used. Simulation is carried out by formatting the mathematical model for wind turbine generator, motor and pump load. The results for such complicated and nonlinear system, with fuzzy sliding mode speed controller show improvement in transient response of the PMSM drive over conventional PI. The effectiveness of the FSM controller is also demonstrated.  相似文献

BACKGROUND: Tropical fruits are rich in phenolic and carotenoid compounds, and these are associated with cultivar, pre‐ and postharvest handling factors. The aim of this work was to identify major phenolics and carotenoids in ‘Maradol’ papaya fruit and to investigate their response to storage temperature. RESULTS: Ferulic acid, caffeic acid and rutin were identified in ‘Maradol’ papaya fruit exocarp as the most abundant phenolic compounds, and lycopene, β‐cryptoxanthin and β‐carotene were identified in mesocarp as the major carotenoids. Ranges of contents of ferulic acid (1.33–1.62 g kg?1 dry weight), caffeic acid (0.46–0.68 g kg?1 dw) and rutin (0.10–0.16 g kg?1 dw) were found in papaya fruit, which tend to decrease during ripening at 25 °C. Lycopene (0.0015 to 0.012 g kg?1 fresh weight) and β‐cryptoxanthin (0.0031 to 0.0080 g kg?1 fw) were found in fruits stored at 25 °C, which tend to increase during ripening. No significant differences in β‐carotene or rutin contents were observed in relation to storage temperature. CONCLUSION: Phenolics and carotenoids of ‘Maradol’ papaya were influenced by postharvest storage temperature with exception of β‐carotene and rutin. Ripe papaya stored at 25 °C had more carotenoids than those stored at 1 °C. Low (chilling) temperature (1 °C) negatively affected the content of major carotenoids, except β‐carotene, but preserved or increased ferulic and caffeic acids levels, as compared to high (safe) temperature (25 °C). Mn 2-based Heusler compounds exhibit different types of anti-site disorder. The electronic structure and magnetism of Heusler alloys Mn2RhZ (Z = Si, Ge, and Sn) have been studied by first-principle calculations. Mn2RhSi and Mn2RhGe are ordinary half-metallic ferrimagnetic metals at equilibrium lattice constants, with a magnetic spin moments obeys to the Slater-Pauling rule and spin polarization of 100 % at the Fermi energy. The tetragonal phase transformation is studied for Mn2RhSn. The total magnetic moment of Mn2RhSn in the tetragonal structure is higher compared to the other materials, which results in a large ΔM between the saturation moments of tetragonal and a cubic. The tetragonal Mn2RhSn predicted to a high spin polarization ratio of 93 %. These properties of these materials are particularly interesting due to their perpendicular magnetic anisotropy (PMA), which was realized in thin films opening the door for application in STT magnetic random access memories (STT-MRAMs)  相似文献

Remote-sensing techniques can detect and up-scale leaf-level physiological responses to large areas, and provide significant and reliable information on water use and irrigation management. The objectives of this study were to screen leaf-level physiological changes that occur during the cyclic irrigation of pecan orchards to determine which responses best represent changes in moisture status of plants and link plant physiological changes to remotely sensed surface reflectance data derived from the Landsat Thematic Mapper and Enhanced Thematic Mapper Plus (ETM+). The study was conducted simultaneously on two southern New Mexico mature pecan orchards. For both orchards, plant physiological responses and remotely sensed surface reflectance data were collected from trees that were either well watered or in water deficit. Remotely sensed variables included reflectance in band 1, the ratio between shortwave infrared (SWIR) bands (B5:B7), the normalized difference vegetation index, and SWIR moisture indices. Midday stem water potential (Ψsmd) was the best performing leaf-level physiological response variable for detecting moisture status in pecans. The B5:B7 ratio positively and significantly correlated with Ψsmd in five of six irrigation cycles while multiple linear regression weighted with six remotely sensed surface reflectance variables revealed a significant relationship with moisture status in all cycles in both orchards (R2 > 0.73). Because changes in the B5:B7 band ratio and multiple regression of spectral variables correlate with the moisture status of pecan orchards, we conclude that remotely sensed data hold promise for detecting the moisture status of pecans.  相似文献

Three methods of internal fixation for MCP arthrodesis of fifteen cadaveric thumbs were used to analyze the biomechanical stability by applying a palmar force, lateral force, and torsion moment. The techniques used included two K-wires 0.045 in parallel (BK), 2 cerclage metallic wires #25 perpendicular to each other (CP), and a 6-holes plate and screws construct from Synthes (PV). The initial rigidity was measured using a Bionix MTS-858. The results after statistical analysis showed: 1) CP was just as rigid as PV for the palmar and lateral tests; 2) CP was, overall, superior to BK in palmar and lateral tests; 3) no difference existed in torsion between the three types of fixation. A comparison was done between the rigidity of the fixation techniques used and the rates of bony nonunion found in the literature. The mean rates of nonunion were reported to be 0-4.0% for the following techniques: CP, tension band wiring (TB), plate and screws, external fixation, compression screw. The rates of nonunion were higher, 7.5-12.5%, for BK, cerclages not perpendicular (CM), bone pegs. According to the results of this biomechanical study and the review of the literature, fixation with BK is the least rigid, and fixation with CP is just as rigid as with PV. The success clinically of CP is yet to be demonstrated. Other studies on the properties of CP for fatigue would be necessary to give a better analysis.  相似文献

Polymethylmethacrylate (PMMA) is increasingly used in orthopaedics. Finite element (FE) modelling can play an important role in understanding the PMMA flow behaviour. However, FE models have not been used so far because conventional FE packages do not allow for the rheopectic and pseudoplastic behaviour of PMMA to be taken into consideration and because it requires multiple expertise to incorporate these behaviours into an FE package. The objectives of the present paper are to: (a) propose a rheological model that describes PMMA flow behaviour; (b) implement this model into ANSYS using FORTRAN; and (c) validate the implementation by comparing it with analytical solutions. After the validation showed good agreement, an FE model of PMMA delivery through an eight-gauge cannula was developed to examine the extra-vertebral flow conditions of vertebroplasty. The FE analysis showed a logarithmic increase of the injection pressure, where it almost doubled from 1.2 to 2.3 MPa over two minutes. This unanticipated non-linear increase is due to the highly non-uniform viscosity profile in the cannula. It can be concluded that: (a) the rheological model implemented in ANSYS can be used to analyse practical flow problems related to PMMA and (b) time and shear-rate effects of PMMA are crucial to estimate its flow behaviour accurately.  相似文献
