Lateral epitaxial growth (LEG) is a key technology to improve the lifetime of III-V nitride-based laser diodes (LDs) by reducing the dislocation density in the materials. To increase the area of low dislocation density, the lateral growth rate needs to be increased. In addition, suppression of the vertical growth is strongly desired to avoid unnecessarily thick growth, which would result in cracks in the epitaxial film. This paper reports the maskless LEG of GaN with extremely high lateral-to-vertical growth rate ratio using dimethylhydrazine as a nitrogen precursor. The lateral growth only occurs from the sidewalls of the etched mesa stripes without any dielectric masks. The lateral growth rate toward the direction is extremely high, as high as 10 μm/h, while no vertical growth is observed on the top of unmasked mesa. The cross-sectional transmission electron microscopic image shows that the threading dislocations in the wing region extend only toward the lateral direction. Note that almost smooth coalescence between the wing regions is confirmed by atomic force microscopy. X-ray diffraction measurements reveal that this maskless LEG drastically improves the crystallographic twist down to 97 arc-s, which is as comparably low as that of a free-standing GaN substrate. The presented maskless LEG is advantageous for optical device applications.  相似文献

A 12,808-nucleotide containing DNA fragment cloned from naphthalene-utilizing (Nah+) Pseudomonas aeruginosa PaK1 was analyzed and compared with the genes (pah(OUS)) of a 14,462-nucleotide DNA fragment from Pseudomonas putida OUS82. The DNA sequence analyses demonstrated that the naphthalene upper-pathway genes and their deduced enzymes were very similar between the two bacteria: nucleotide similarities, 83-93%; amino acid similarities, 79-95%. These genes were also similar to those of the nah operon of plasmid NAH7; in particular, the OUS82 genes were similar to the nah genes, whereas the PaK1 genes were almost identical to the dox genes of Pseudomonas sp. C18. A region homologous with the 84-bp repeated sequence that Eaton (J. Bacteriol., 176, 7757-7762, 1994) has found at a site upstream of he nah operon was found only in a region downstream of the pah(PaK) gene cluster in PaK1 and on both sides of the pah(OUS) gene cluster in OUS82. A PaK1 gene, corresponding to an unknown gene (nahQ) in the nah operon, is located between the 1,2-dihydroxynaphthalene dioxygenase gene and the trans-o-hydroxybenzylindenepyruvate (tHBP A) hydratase-aldolase gene (nahE), and was suggested to be involved in the conversion of naphthalene to salicylate. Just downstream of the pah(PaK) gene cluster, a portion of a region was identical to one-third of the transposase gene (tnpA) in a phenol-catabolic plasmid pEST1226.  相似文献

A gene encoding hydroxyquinol 1,2-dioxygenase was cloned from 2,4,6-trichlorophenol-degrading Ralstonia (Pseudomonas) pickettii strain DTP0602. Cell-free extracts of Escherichia coli containing a cloned 1.4-kb StuI-XhoI DNA fragment of R. pickettii DTP0602 hydroxyquinol 1,2-dioxygenase converted hydroxyquinol into maleylacetate and also degraded 6-chlorohydroxyquinol. The 1.4-kb DNA fragment contained one open reading frame (designated hadC) composed of 948 nucleotides. The molecular mass of 34,591 deduced from the gene product (HadC) was in agreement with the size (35 kDa) of the purified HadC protein determined by sodium dodecyl sulfate-polyacrylamide gel electrophoresis. The amino acid sequence of HadC exhibited high homology to that of the hydroxyquinol 1,2-dioxygenase of 2,4,5-trichlorophenoxyacetic acid-degrading Burkholderia cepacia AC1100 (Daubaras, D. L. et al., Appl. Environ. Microbiol., 61, 1279-1289, 1995). The active enzyme had a molecular mass of 68 kDa, suggesting that it is functional as a homodimer. The enzyme also catalyzed the oxidation of pyrogallol and 3-methylcatechol, possible intermediates in the degradation of 2,4,6-trichlorophenol, in addition to 6-chlorohydroxyquinol and hydroxyquinol. The dioxygenase catalyzed both ortho- and meta-cleavage of 3-methylcatechol.  相似文献

To increase aerodynamic performance, the geometric porosity of a ringsail spacecraft parachute canopy is sometimes increased, beyond the “rings” and “sails” with hundreds of “ring gaps” and “sail slits.” This creates extra computational challenges for fluid–structure interaction (FSI) modeling of clusters of such parachutes, beyond those created by the lightness of the canopy structure, geometric complexities of hundreds of gaps and slits, and the contact between the parachutes of the cluster. In FSI computation of parachutes with such “modified geometric porosity,” the flow through the “windows” created by the removal of the panels and the wider gaps created by the removal of the sails cannot be accurately modeled with the Homogenized Modeling of Geometric Porosity (HMGP), which was introduced to deal with the hundreds of gaps and slits. The flow needs to be actually resolved. All these computational challenges need to be addressed simultaneously in FSI modeling of clusters of spacecraft parachutes with modified geometric porosity. The core numerical technology is the Stabilized Space–Time FSI (SSTFSI) technique, and the contact between the parachutes is handled with the Surface-Edge-Node Contact Tracking (SENCT) technique. In the computations reported here, in addition to the SSTFSI and SENCT techniques and HMGP, we use the special techniques we have developed for removing the numerical spinning component of the parachute motion and for restoring the mesh integrity without a remesh. We present results for 2- and 3-parachute clusters with two different payload models.  相似文献

In this paper, we developed a 55-MHz wireless-electrodeless quartz crystal microbalance (QCM) and systematically studied the effects of flow rate on the sensitivity to the detection of proteins and on the affinity between biomolecules evaluated by the flow injection system. Brownian motion of proteins in liquid suggests a low probability of meeting, and the convection effect plays an important role in the sensitivity and the affinity in the flow cell injection system. The wireless quartz crystal was isolated in the QCM cell, and flow rates between 50 and 1000 microL/min were used for monitoring binding reactions between human immunoglobulin G and Staphylococcus aureus protein A. The sensitivity was significantly increased as the flow rate increased, while the affinity value remained unchanged. However, the affinity value was affected by the reaction time for a large-concentration analyte, indicating the need of a high-sensitivity biosensor system for accurate evaluation of affinity. The electrode effect on the QCM sensitivity was also theoretically investigated, showing that the electrode significantly deteriorates the QCM sensitivity and makes the Sauerbrey equation invalid.  相似文献

Fully-hydrolyzed poly (vinyl alcohol) (PVA) nanofibers were successfully electrospun from aqueous solutions of PVA in the presence of acetic acid. A continuous spinning of uniform PVA nanofibers proceeded by the addition of acetic acid due to the changes of electronic conductivity and surface tension of aqueous solution of PVA. When cross-linking agent 1 was added to aqueous solution of PVA and subsequent thermal treatment of as-spun nanofibers, chemically cross-linked PVA nanofibers were achieved to resist disintegration in contact with hot water and the tensile mechanical property of nanofiber non-wovens was greatly improved by the formation of cross-linking points. Magnetite was deposited uniformly onto the hydrophilic surface of cross-linked PVA nanofibers and the resulted nanofibers decorated with magnetite showed a magnetic responsiveness. The deposition of magnetite on the PVA nanofibers can generate self-standing magnetic non-wovens.  相似文献

A hybrid railway traction system with fuel cells (FC) and electric double‐layer capacitors (EDLC) is discussed in this paper. This system can save FC costs and absorb regenerative energy. A method for designing FC and EDLC on the basis of the output power and capacitance, respectively, has not been reported, although their design is one of the most important technical issues encountered in the design of hybrid railway vehicles. Such a design method is presented along with a train load pro?le and an energy management strategy. The design results obtained using the proposed method are veri?ed by performing numerical simulations for a running train. These results reveal that the proposed method for designing the EDLC and FC on the basis of the capacitance and power, respectively, and using a method for controlling the EDLC voltage, is su?ciently e?ective in designing e?cient EDLC and FC of hybrid railway traction systems. © 2013 Wiley Periodicals, Inc. The relationship between the Kerr effect in an isotropic phase in the vicinity of phase transition temperature (TNI) from isotropic to nematic phase and material parameters of the nematogens has been investigated. We could conclude that a strong correlation was confirmed between the Kerr constant in the vicinity of TNI and the material parameters; the larger Kerr effect was observed in the prepared nematogen that also had larger product value of Δn × Δε × K33/K11, which can be useful knowledge for designing novel nematogens with high Kerr constant.  相似文献
