采用基于密度泛函理论的第一性原理计算方法,对未掺杂及Ce掺杂6H-SiC的电子结构和光学性质进行理论计算.计算结果表明,未掺杂6H-SiC是间接带隙半导体,其禁带宽度为2.045 eV,掺杂Ce元素,带隙宽度下降为0.812 eV.未掺杂6H-SiC在价带的低能区,Si-3s、C-2s电子轨道对态密度的贡献较大,在价带的高能区,主要是由Si-3p、Si-3s、C-2p态组成.掺杂后Ce原子的4f轨道主要贡献在导带部分,掺杂后电导率提高.未掺杂时,只有一个介电峰,是价带电子跃迁到导带电子所致,掺杂后有两个介电峰,第一个介电峰是由于导带电子跃迁到Ce原子4f轨道上产生,第二个峰是价带电子向导带电子跃迁产生.未掺杂6H-SiC,在能量为10.31 eV处吸收系数达到最大值,掺杂后在能量为6.57 eV处,吸收系数达到最大值.  相似文献

基于第一性原理的赝势平面波方法计算了完整YTaO4和LuTaO4晶体的电子结构、介电函数、折射率、吸收光谱.计算结果表明,二者价带的贡献都主要来源于O2p态.导带分为两部分,下导带都主要由Ta5d态组成,YTaO4上导带主要由Y4d态组成.而LuTaO4上导带的贡献主要来源于Lu5d态.在ω=0时,YTaO4和LuTaO4晶体的介电常数和折射率都非常接近;介电函数虚部的低能特征峰(小于10.0 eV)归因于TaO3-4基团的电子跃迁,对应电子从O2p价带到Ta5d导带的跃迁;10.0~15.0 eV之间的特征峰对应于电子从价带到上导带的跃迁;大于15.0 eV的特征峰则归因于O2s态的内层电子到导带的跃迁.两种晶体在紫外区的吸收带宽而强,此吸收带归属于从氧(2p)到钽d0离子的电荷转移跃迁.  相似文献

采用基于密度泛函理论的第一性原理计算方法,对未掺杂及La掺杂4H-SiC的电子结构和光学性质进行理论计算。计算结果表明,未掺杂4C-SiC其禁带宽度为2.257 eV。La掺杂后带隙宽度下降为1.1143eV,导带最低点为G点,价带最高点为F点,是P型间接半导体。掺杂La原子在价带的低能区间贡献比较大,而对价带的高能区和导带的贡献比较小。未掺杂4H-SiC在光子能量为6.25 eV时,出现一个介电峰,这是由于价带电子向导带电子跃迁产生。而La掺杂后,出现3个介电峰,分别对应的光子能量为0.47eV、2.67eV、6.21eV,前两个介电峰是由于价带电子向杂质能级跃迁产生,第三个介电峰是由于价带电子向导带电子跃迁产生。La掺杂后4H-SiC变成负介电半导体材料。未掺杂4h-SiC的静态介电常数为2.01,La掺杂的静态常数为12.01。  相似文献

基于密度泛函理论,采用第一性原理赝势平面波方法计算了Co、Cr单掺杂以及Co-Cr共掺杂金红石型TiO2的能带结构、态密度和光学性质.计算结果表明:纯金红石的禁带宽度为3.0eV,Co掺杂金红石型TiO2的带隙为1.21eV,导带顶和价带底都位于G点处,仍为直接带隙,在价带与导带之间出现了由Co 3d和Ti 3d轨道杂化形成的杂质能级;Cr掺杂金红石型TiO2的直接带隙为0.85eV,在价带与导带之间的杂质能级由Cr 3d和Ti 3d轨道杂化轨道构成,导带和价带都向低能级方向移动;Co-Cr共掺杂,由于电子的强烈杂化,使O-2p态和Ti-3d态向Co-3d和Cr-3d态移动,使价带顶能级向高能级移动而导带底能级向低能方向移动,极大地减小了禁带的宽度,也是共掺杂改性的离子选择依据.掺杂金红石型TiO2的介电峰、折射率和吸收系数峰都向低能方向移动;在E2.029eV的范围内,纯金红石的ε2、k和吸收系数为零,掺杂后的跃迁强度都大于未掺杂时的跃迁强度,Co-Cr共掺杂的跃迁强度大于Co掺杂及Cr掺杂,说明Co、Cr共掺杂更能增强电子在低能端的光学跃迁,具有更佳的可见光催化性能.  相似文献

采用第一性原理方法对Ti掺杂CrSi2的几何结构、电子结构、复介电函数、吸收系数、反射谱、折射率和光电导率进行了计算,对Ti置换Cr原子后的光电特性变化进行了分析.结果表明:Ti置换Cr原子后,晶格常数a,b和c均增大,体积变大;Ti的掺入引入了新的杂质能级,导致费米能级插入价带中,Cr11TiSi24变为p型半导体,带隙宽度由未掺杂时的0.38eV变为0.082eV,价带顶和导带底的态密度主要由Cr-d和Ti-d层电子贡献;与未掺杂CrSi2相比,Cr11TiSi24的介电峰发生了红移,仅在1.33eV处有一个峰,而原位于4.53eV处的峰消失;吸收系数,反射率和光电导率明显降低.  相似文献

采用密度泛函理论的第一性原理计算研究了p型Na掺杂各向异性ZnO的能带结构、光学性质、介电性质、总态密度和不同原子的分态密度,并系统分析了其热电输运性质。计算分析结果表明,p型Na掺杂ZnO为p型直接带隙半导体,其带隙增大到1.3eV,其对于光子的吸收限向低能量光子移动,体系费米能级附近的态密度大幅度提高,这主要是p态电子贡献的;在费米能级附近的导带和价带中都出现了新的能级,这些新的能级主要由Nas、Nap、Znp、Znd和Op电子形成,且他们之间存在着强耦合相互作用。Na掺杂ZnO的电输运性质具有各向异性;其价带和导带中的载流子有效质量均较大;载流子输运主要由Nas、Nap、Znp和Op电子完成。  相似文献

Two-dimensional scanning of a 0.6328 mum guided-light beam has been realized using noncolinear acousto-optic (AO) coplanar Bragg diffraction together with colinear AO guided-mode to substrate radiation-mode conversion in a Z-cut Xpropagation LiNbO3 proton-exchanged (PE) waveguide. The two surface acoustic (SAW) waves utilized are at the center frequencies of 500 and 200 MHz, propagating in the Y and X axes, respectively. Two-dimensional scanning of approximately 720 resolvable light beam spots, namely, 18 40 (horizontal vertical) scanning, has been demonstrated using a light beam of 1.0 mm aperture. The total number of resolvable beam spots can be greatly increased from 720 by simply utilizing SAW transducers of larger bandwidth and a light beam of greater aperture. It should also be possible to significantly increase the diffraction efficiency from 3 % by optimizing the parameters of the PE waveguide and the SAWs.  相似文献

Results of a study of the effect of γ-radiation on the spectral luminescence properties of cadmium tungstate crystals doped with silver, bismuth, and molybdenum cations are presented. Spectral characteristics of the nondnnnoped crystals are briefly described. Absorption and photo and X-ray luminescence spectra of the crystals taken before and after exposure to γ-radiation (5.5·104 Gy) are compared. It is found that the spectral characteristics of the crystals doped with silver, bismuth, and molybdenum cations do not change markedly after the exposure. The relation between the type of impurity-induced defects, individual characteristics of the impurity cations, and the character of the effect of γ-radiation on the spectral luminescence properties of impure crystals is analyzed (preliminarily). A multi-conjugate adaptive optics (MCAO) can offer a possibility of widening field of view (FOV) characterized by the isoplanatic angle, and the choose of conjugate height becomes a basic problem for MCAO, which influences the size of iosplanatic angle. Considering the application of lidar, the isoplanatic angle's expressions of two deformable mirrors (DMs) MCAO for uplink and downlink are deduced. The effects of conjugate heights for dual-conjugate AO are thoughtfully discussed, and the isoplanatic angles are further analyzed. The results show that the isopanatic angle varies with the conjugate height and reaches the maximum as the conjugate height is at the optimal altitude. Moreover, the optimal conjugate height changes with the propagation distance.  相似文献

Due to the limit of response speed of the present single-photon detector, the code rate is still too low to come into practical use for the present quantum key distribution (QKD) system.A new idea is put up to design a quick single-photon detector.This quick single-photon detector is composed of a multi-port optic-fiber splitter and many avalanche photo diodes (APDs).Au of the ports with APDs work on the time division and cooperate with a logic discriminating and deciding unit driven by the clock signal.The operation frequency lies on the number N of ports, and can reach N times of the conventional single-photon detector.The single-photon prompt detection can come true for high repetition-rate pulses.The applying of this detector will largely raise the code rate of the QKD, and boost the commercial use.  相似文献

We measure the waveform and phase curves of short optical pulses before and after transmission over different lengths of fibers by use of the pulse analyzer with the frequency-resolved optical gating (FROG),and numerically simulate pulse evolution under the experimental conditions.The nonlinear coefficient of the fiber is given by comparing the experimental results with the numerical ones.Difference between the experiment and numerical simulation is analyzed.  相似文献

Resonance scattering of elastic spherical shell and cylindrical shell while the surrounding fluid medium has absorption is studied. The normal mode solution derived using exact elastic theory and the separation of variables is still applicable. However, the scattering form function has to be modified for the absorbing medium, otherwise the unreasonable result would be obtained. The backscattering form function in the absorbing medium is redefined, and the form function of elastic spherical and cylindrical shell with vacuum or solid matter filled is calculated in various absorption conditions. The results show that the absorption of surrounding fluid leads to notable attenuation of the coincidence resonances in the mid-frequency, but it has a little influence on the low-frequency resonance scattering induced by the filler inside the shell.  相似文献

A versatile and low-cost single-beam self-referenced phase-sensitive surface plasmon resonance(SPR)sensing system with ultra-high resolution performance is presented.The system exhibits a root-mean-square phase fluctuation of ±0.0028.over a period of 45 min.i.e.a resolution of±5.2×10-9 refractive index units.The enhanced performance has been achieved through the incorporation of three design elements:a true single-beam configuration enabling complete self-referencing so that only the phase change associated with SPR gets detected,a differential measurement scheme to eliminate spurious signals not related to the sensor response,and the elimination of retardation drifts by incorporating temperature stabilization in the liquid crystal phase modulato .Our design should bring the detection sensitivity of non-labeling SPR biosensing closer to that achievable by conventional fluorescence-based techniques.  相似文献

Ta2O5 films are prepared on BK7 substrates with conventional electron beam evaporation deposition.The effects of SiO2 protective layers and annealing on the laser-induced damage threshold (LIDT) of the films are investigated.The results show that SiO2 protective layers exert little influence on the electric field intensity(EFI)distribution,microstructure and microdefect density but increase the absorption slightly.Annealing iS effective on decreasing the microdefect density and the absorption of the films.Both SiO2 protective layers and annealing are beneficial to the damage resistance of the films and the latter is more effective to improve the LIDT.Moreover,the maximal LIDT of Ta2O5 films is achieved by the combination of SiO2 protective layers and annealing.  相似文献

Gray cross correlation matching technique is adopted to extract candidate matches with gray cross correla- tion coefficients less than some certain range of maximal correlation coefficient called multi-peak candidate matches. Multi-peak candidates are extracted corresponding to three closest feature points at first. The corresponding multi-peak candidate matches are used to construct the model polygon. Correspondence is determined based on the local geometric relations between the three feature points and the multi-peak candidates. The disparity test and the global consistency checkout are applied to eliminate the remaining ambiguous matches that are not removed by the local geometric relational test. Experimental results show that the proposed algorithm is feasible and accurate.  相似文献
