Low-frequency noise measurements were performed on p- and n-channel MOSFETs with HfO/sub 2/, HfAlO/sub x/ and HfO/sub 2//Al/sub 2/O/sub 3/ as the gate dielectric materials. The gate length varied from 0.135 to 0.36 /spl mu/m with 10.02 /spl mu/m gate width. The equivalent oxide thicknesses were: HfO/sub 2/ 23 /spl Aring/, HfAlO/sub x/ 28.5 /spl Aring/ and HfO/sub 2//Al/sub 2/O/sub 3/ 33 /spl Aring/. In addition to the core structures with only about 10 /spl Aring/ of oxide between the high-/spl kappa/ dielectric and silicon substrate, there were "double-gate oxide" structures where an interfacial oxide layer of 40 /spl Aring/ was grown between the high-/spl kappa/ dielectric and Si. DC analysis showed low gate leakage currents in the order of 10/sup -12/A(2-5/spl times/10/sup -5/ A/cm/sup 2/) for the devices and, in general, yielded higher threshold voltages and lower mobility values when compared to the corresponding SiO/sub 2/ devices. The unified number-mobility fluctuation model was used to account for the observed 1/f noise and to extract the oxide trap density, which ranged from 1.8/spl times/10/sup 17/ cm/sup -3/eV/sup -1/ to 1.3/spl times/10/sup 19/ cm/sup -3/eV/sup -1/, somewhat higher compared to conventional SiO/sub 2/ MOSFETs with the similar device dimensions. There was no evidence of single electron switching events or random telegraph signals. The aim of this paper is to present a general discussion on low-frequency noise characteristics of the three different high-/spl kappa//gate stacks, relative comparison among them and to the Si--SiO/sub 2/ system.  相似文献

A novel dual-metal gate technology that uses a combination of Mo-MoSi/sub x/ gate electrodes is proposed. An amorphous-Si/Mo stack was fabricated as a gate electrode for the n-channel device. It was thermally annealed to form MoSi/sub x/. Pure Mo served as the gate electrode for the p-channel device. The work functions of MoSi/sub x/ and pure Mo gates on SiO/sub 2/ are 4.38 and 4.94 eV, respectively, which are appropriate for devices with advanced transistor structures. The small increase in the work function (< 20 meV) and the negligible equivalent oxide thickness variation (< 0.08 nm) after rapid thermal annealing at 950 /spl deg/C for 30 s also demonstrate the excellent thermal stabilities of Mo and MoSi/sub x/ on SiO/sub 2/. Additional arsenic ion implantation prior to silicidation was demonstrated further to lower the work function of MoSi/sub x/ to 4.07 eV. This approach for modulating the work function makes the proposed combination of Mo-MoSi/sub x/ gate electrodes appropriate for conventional bulk devices. The developed dual-metal-gate technology on HfO/sub 2/ gate dielectric was also evaluated. The effective work functions of pure Mo and undoped MoSi/sub x/ gates on HfO/sub 2/ are 4.89 and 4.34 eV, respectively. A considerable work-function shift was observed on the high-/spl kappa/ gate dielectric. The effect of arsenic preimplantation upon the work function of the metal silicide on HfO/sub 2/ was also demonstrated, even though the range of modulation was a little reduced.  相似文献

A replacement gate process employing a HfN dummy gate and sub-1-nm equivalent oxide thickness (EOT) HfO/sub 2/ gate dielectric is demonstrated. The excellent thermal stability of the HfN-HfO/sub 2/ gate stack enables its use in high temperature CMOS processes. The replacement of HfN with other metal gate materials with work functions adequate for n- and pMOS is facilitated by a high etch selectivity of HfN with respect to HfO/sub 2/, without any degradation to the EOT, gate leakage, or time-dependent dielectric breakdown characteristics of HfO/sub 2/. By replacing the HfN dummy gate with Ta and Ni in nMOS and pMOS devices, respectively, a work function difference of /spl sim/0.8 eV between nMOS and pMOS gate electrodes is achieved. This process could be applicable to sub-50-nm CMOS technology employing ultrathin HfO/sub 2/ gate dielectric.  相似文献

We have studied ultrathin Al/sub 2/O/sub 3/ and HfO/sub 2/ gate dielectrics on Ge grown by ultrahigh vacuum-reactive atomic-beam deposition and ultraviolet ozone oxidation. Al/sub 2/O/sub 3/-Ge gate stack had a t/sub eq//spl sim/23 /spl Aring/, and three orders of magnitude lower leakage current compared to SiO/sub 2/. HfO/sub 2/-Ge allowed even greater scaling, achieving t/sub eq//spl sim/11 /spl Aring/ and six orders of magnitude lower leakage current compared to SiO/sub 2/. We have carried out a detailed study of cleaning conditions for the Ge wafer, dielectric deposition condition, and anneal conditions and their effect on the electrical properties of metal-gated dielectric-Ge capacitors. We show that surface nitridation is important in reducing hysteresis, interfacial layer formation and leakage current. However, surface nitridation also introduces positive trapped charges and/or dipoles at the interface, resulting in significant flatband voltage shifts, which are mitigated by post-deposition anneals.  相似文献

Low-frequency noise characteristics are reported for TaSiN-gated n-channel MOSFETs with atomic-layer deposited HfO/sub 2/ on thermal SiO/sub 2/ with stress-relieved preoxide (SRPO) pretreatment. For comparison, control devices were also included with chemical SiO/sub 2/ resulting from standard Radio Corporation of America clean process. The normalized noise spectral density values for these devices are found to be lower when compared to reference poly Si gate stack with similar HfO/sub 2/ dielectric. Consequently, a lower oxide trap density of /spl sim/4/spl times/10/sup 17/ cm/sup -3/eV/sup -1/ is extracted compared to over 3/spl times/10/sup 18/ cm/sup -3/eV/sup -1/ values reported for poly Si devices indicating an improvement in the high-/spl kappa/ and interfacial layer quality. In fact, this represents the lowest trap density values reported to date on HfO/sub 2/ MOSFETs. The peak electron mobility measured on the SRPO devices is over 330 cm/sup 2//V/spl middot/s, much higher than those for equivalent poly Si or metal gate stacks. In addition, the devices with SRPO SiO/sub 2/ are found to exhibit at least /spl sim/10% higher effective mobility than RCA devices, notwithstanding the differences in the high-/spl kappa/ and interfacial layer thicknesses. The lower Coulomb scattering coefficient obtained from the noise data for the SRPO devices imply that channel carriers are better screened due to the presence of SRPO SiO/sub 2/, which, in part, contributes to the mobility improvement.  相似文献

Effects of the defects at high-/spl kappa/ dielectric/Si interface on the electrical characteristics of MOS devices are important issues. To study these issues, a low defect (denuded zone) at Si surface was formed by a high-temperature annealing in hydrogen atmosphere in this paper. Our results reveal that HfO/sub x/N/sub y/ demonstrates significant improvement on the electrical properties of MOS devices due to its low amount of the interstitial oxygen [O/sub i/] and the crystal-originated particles defects as well as small surface roughness at HfO/sub x/N/sub y//Si interface. The current-conduction mechanism of the HfO/sub x/N/sub y/ film at the low- and high-electrical field and high-temperature (T>100/spl deg/C) is dominated by Schottky emission and Frenkel-Poole (FP) emission, respectively. The trap energy level involved in FP conduction was estimated to be around 0.5eV. Reduced gate leakage current, stress-induced leakage current and defect generation rate, attributable to the reduction of defects at HfO/sub x/N/sub y//Si interface, were observed for devices with denuded zone. The variable rise and fall time bipolar-pulse-induced current technique was used to determine the energy distribution of interface trap density (D/sub it/). The results exhibit that relatively low D/sub it/ can be attributed to the reduction of defects at Si surface. By using denuded zone at the Si surface, HfO/sub x/N/sub y/ has demonstrated significant improvement on electrical properties as compared to SiO/sub x/N/sub y/.  相似文献

We investigate for the first time the possibility of integrating chemical vapor deposition (CVD) HfO/sub 2/ into the multiple gate dielectric system-on-a-chip (SoC) process in the range of 6-7 nm, which supports higher voltage (2.5-5 V operation/tolerance). Results show that CVD HfO/sub 2/-SiO/sub 2/ stacked gate dielectric (EOT =6.2 nm) exhibits lower leakage current than that of SiO/sub 2/ (EOT =5.7 nm) by a factor of /spl sim/10/sup 2/, with comparable interface quality (D/sub it//spl sim/1/spl times/10/sup 10/ cm/sup -2/eV/sup -1/). The presence of negative fixed charge is observed in the HfO/sub 2/-SiO/sub 2/ gate stack. In addition, the addition of HfO/sub 2/ on SiO/sub 2/ does not alter the dominant conduction mechanism of Fowler-Nordheim tunneling in the HfO/sub 2/-SiO/sub 2/ gate stack. Furthermore, the HfO/sub 2/-SiO/sub 2/ gate stack shows longer time to breakdown T/sub BD/ than SiO/sub 2/ under constant voltage stress. These results suggest that it may be feasible to use such a gate stack for higher voltage operation in SoC, provided other key requirements such as V/sub t/ stability (charge trapping under stress) can be met and the negative fixed charge eliminated.  相似文献

Breakdown voltage distribution, Weibull slopes, and area scaling factors have been investigated for HfO/sub 2/ gate dielectrics in order to gain a better understanding of the breakdown mechanism. Weibull slope of thick HfO/sub 2/ (e.g., /spl beta//spl ap/4 for EOT=2.5 nm) is smaller than that of SiO/sub 2/ with similar physical thickness, whereas /spl beta/ of the thinner HfO/sub 2/ (e.g., /spl beta//spl ap/2 for EOT=1.4 nm) is similar to that of SiO/sub 2/. The implication of the thickness dependence of /spl beta/ is discussed.  相似文献

Building on a previously presented compact gate capacitance (C/sub g/-V/sub g/) model, a computationally efficient and accurate physically based compact model of gate substrate-injected tunneling current (I/sub g/-V/sub g/) is provided for both ultrathin SiO/sub 2/ and high-dielectric constant (high-/spl kappa/) gate stacks of equivalent oxide thickness (EOT) down to /spl sim/ 1 nm. Direct and Fowler-Nordheim tunneling from multiple discrete subbands in the strong inversion layer are addressed. Subband energies in the presence of wave function penetration into the gate dielectric, charge distributions among the subbands subject to Fermi-Dirac statistics, and the barrier potential are provided from the compact C/sub g/-V/sub g/ model. A modified version of the conventional Wentzel-Kramer-Brillouin approximation allows for the effects of the abrupt material interfaces and nonparabolicities in complex band structures of the individual dielectrics on the tunneling current. This compact model produces simulation results comparable to those obtained via computationally intense self-consistent Poisson-Schro/spl uml/dinger simulators with the same MOS devices structures and material parameters for 1-nm EOTs of SiO/sub 2/ and high-/spl kappa//SiO/sub 2/ gate stacks on (100) Si, respectively. Comparisons to experimental data for MOS devices with metal and polysilicon gates, ultrathin dielectrics of SiO/sub 2/, Si/sub 3/N/sub 4/, and high-/spl kappa/ (e.g., HfO/sub 2/) gate stacks on (100) Si with EOTs down to /spl sim/ 1-nm show excellent agreement.  相似文献

We have integrated the low work function NiSi:Hf gate on high-/spl kappa/ LaAlO/sub 3/ and on smart-cut Ge-on-insulator (SC-GOI) n-MOSFETs. At 1.4-nm equivalent oxide thickness, the NiSi:Hf-LaAlO/sub 3//SC-GOI n-MOSFET has comparable gate leakage current with the control Al gate on LaAlO/sub 3/-Si MOSFETs that is /spl sim/5 orders of magnitude lower than SiO/sub 2/. In addition, the LaAlO/sub 3//SC-GOI n-MOSFET with a metal-like fully NiSi:Hf gate has high peak electron mobility of 398 cm/sup 2//Vs and 1.7 times higher than LaAlO/sub 3/-Si devices.  相似文献

We present a physical modeling of tunneling currents through ultrathin high-/spl kappa/ gate stacks, which includes an ultrathin interface layer, both electron and hole quantization in the substrate and gate electrode, and energy band offsets between high-/spl kappa/ dielectrics and Si determined from high-resolution XPS. Excellent agreements between simulated and experimentally measured tunneling currents have been obtained for chemical vapor deposited and physical vapor deposited HfO/sub 2/ with and without NH/sub 3/-based interface layers, and ALD Al/sub 2/O/sub 3/ gate stacks with different EOT and bias polarities. This model is applied to more thermally stable (HfO/sub 2/)/sub x/(Al/sub 2/O/sub 3/)/sub 1-x/ gate stacks in order to project their scalability for future CMOS applications.  相似文献

Metal-insulator-metal (MIM) capacitors with (HfO/sub 2/)/sub 1-x/(Al/sub 2/O/sub 3/)/sub x/ high-/spl kappa/ dielectric films were investigated for the first time. The results show that both the capacitance density and voltage/temperature coefficients of capacitance (VCC/TCC) values decrease with increasing Al/sub 2/O/sub 3/ mole fraction. It was demonstrated that the (HfO/sub 2/)/sub 1-x/(Al/sub 2/O/sub 3/)/sub x/ MIM capacitor with an Al/sub 2/O/sub 3/ mole fraction of 0.14 is optimized. It provides a high capacitance density (3.5 fF//spl mu/m/sup 2/) and low VCC values (/spl sim/140 ppm/V/sup 2/) at the same time. In addition, small frequency dependence, low loss tangent, and low leakage current are obtained. Also, no electrical degradation was observed for (HfO/sub 2/)/sub 1-x/(Al/sub 2/O/sub 3/)/sub x/ MIM capacitors after N/sub 2/ annealing at 400/spl deg/C. These results show that the (HfO/sub 2/)/sub 0.86/(Al/sub 2/O/sub 3/)/sub 0.14/ MIM capacitor is very suitable for capacitor applications within the thermal budget of the back end of line process.  相似文献

Proof-of-concept pMOSFETs with a strained-Si/sub 0.7/Ge/sub 0.3/ surface-channel deposited by selective epitaxy and a TiN/Al/sub 2/O/sub 3//HfAlO/sub x//Al/sub 2/O/sub 3/ gate stack grown by atomic layer chemical vapor deposition (ALD) techniques were fabricated. The Si/sub 0.7/Ge/sub 0.3/ pMOSFETs exhibited more than 30% higher current drive and peak transconductance than reference Si pMOSFETs with the same gate stack. The effective mobility for the Si reference coincided with the universal hole mobility curve for Si. The presence of a relatively low density of interface states, determined as 3.3 /spl times/ 10/sup 11/ cm/sup -2/ eV/sup -1/, yielded a subthreshold slope of 75 mV/dec. for the Si reference. For the Si/sub 0.7/Ge/sub 0.3/ pMOSFETs, these values were 1.6 /spl times/ 10/sup 12/ cm/sup -2/ eV/sup -1/ and 110 mV/dec., respectively.  相似文献

We have fabricated the fully silicided NiSi and germanided NiGe dual gates n- and p-MOSFETs on 1.9 nm thick SiO/sub 2/ gate dielectric. The extracted work functions of fully NiSi and NiGe gates from thickness-dependent flat band voltage were 4.55 and 5.2 eV respectively, which may provide possible wide work function tuning using NiSi/sub t-x/Ge/sub x/. In additional to the lower gate current than Al gate n- and p-MOSFETs, the fully silicided NiSi and germanided NiGe gates MOSFETs show electron and hole mobilities close to universal mobility values with special advantage of process compatible to current VLSI fabrication line.  相似文献

Atomic layer-deposited (ALD) Si-nitride/SiO/sub 2/ stack gate dielectrics were applied to high-performance transistors for future scaled DRAMs. The stack gate dielectrics of the peripheral pMOS transistors excellently suppress boron penetration. ALD stack gate dielectrics exhibit only slightly worse negative-bias temperature instability (NBTI) characteristics than pure gate oxide. Enhanced reliability in NBTI was achieved compared with that of plasma-nitrided gate SiO/sub 2/. Memory-cell (MC) nMOS transistors with ALD stack gate dielectrics show slightly smaller junction leakage than those with plasma-nitrided gate SiO/sub 2/ in a high-drain-voltage region, and have identical junction leakage characteristics to transistors with pure gate oxide. MCs having transistors with ALD stack gate dielectrics and those with pure gate oxide have the identical retention-time distribution. Taking the identical hole mobility for the transistors with ALD stack gate dielectrics to that for the transistors with pure gate oxide both before and after hot carrier injection (previously reported) into account, the ALD stack dielectrics are a promising candidate for the gate dielectrics of future high-speed, reliable DRAMs.  相似文献

For the first time, we successfully fabricated and demonstrated high performance metal-insulator-metal (MIM) capacitors with HfO/sub 2/-Al/sub 2/O/sub 3/ laminate dielectric using atomic layer deposition (ALD) technique. Our data indicates that the laminate MIM capacitor can provide high capacitance density of 12.8 fF//spl mu/m/sup 2/ from 10 kHz up to 20 GHz, very low leakage current of 3.2 /spl times/ 10/sup -8/ A/cm/sup 2/ at 3.3 V, small linear voltage coefficient of capacitance of 240 ppm/V together with quadratic one of 1830 ppm/V/sup 2/, temperature coefficient of capacitance of 182 ppm//spl deg/C, and high breakdown field of /spl sim/6 MV/cm as well as promising reliability. As a result, the HfO/sub 2/-Al/sub 2/O/sub 3/ laminate is a very promising candidate for next generation MIM capacitor for radio frequency and mixed signal integrated circuit applications.  相似文献

The fundamental lower limit on the turn on voltage of GaAs-based bipolar transistors is first established, then reduced with the use of a novel low energy-gap base material, Ga/sub 1-x/In/sub x/As/sub 1-y/N/sub y/. InGaP/GaInAsN DHBTs (x/spl sim/3y/spl sim/0.01) with high p-type doping levels (/spl sim/3/spl times/10/sup 19/ cm/sup -3/) and dc current gain (/spl beta//sub max//spl sim/68 at 234 /spl Omega///spl square/) are demonstrated. A reduction in the turn-on voltage over a wide range of practical base sheet resistance values (100 to 400 /spl Omega///spl square/) is established relative to both GaAs BJTs and conventional InGaP/GaAs HBTs with optimized base-emitter interfaces-over 25 mV in heavily doped, high dc current gain samples. The potential to engineer turn-on voltages comparable to Si- or InP-based bipolar devices on a GaAs platform is enabled by the use of lattice matched Ga/sub 1-x/In/sub x/As/sub 1-y/N/sub y/ alloys, which can simultaneously reduce the energy-gap and balance the lattice constant of the base layer when x/spl sim/3y.  相似文献

Compressively strained Si/sub 0.7/Ge/sub 0.3/ surface-channel pMOSFETs with atomic layer deposition (ALD) Al/sub 2/O/sub 3//HfO/sub 2//Al/sub 2/O/sub 3/ nanolaminate and low-pressure chemical vapor deposition p/sup +/ poly-SiGe gate electrode were fabricated. Surface treatment with either hydrogen fluoride (HF) clean, or HF clean followed by water rinse was performed prior to the ALD processing. The devices with water rinse show a good control of interfacial layer and device reproducibility, while the devices without water rinse lack a clearly observable interfacial layer and show scattered electrical characteristics and distorted mobility curve. A /spl sim/20% increase in hole mobility compared to the Si universal mobility and a /spl sim/0.6-nm-thick continuous interfacial layer are obtained for the pMOSFETs with water rinse.  相似文献
