临于器件模拟参数在电路模拟中的重要性,本文选择了较为理想的模型参数提取方法--统计试验法,并从理论上解决了该方法在迭代求解过程中存在的隐函数问题,以及解的唯一怀问题。同时提出了加速求的方法。在此基础上设计的软件可获得精确的器件模型参数。该软件与通用的SPICE3集成为一个针对GaAsMESFET器件的电路模拟系统。本文给出了该系统对不同的电路形式基不同的器件参数下的模拟结果,为我们的GaAs600  相似文献

提出了一种适用于短沟道SOI BJMOSFET阈值电压特性分析的电荷分享物理模型,详细讨论了短沟道SOI BJMOSFET背界面处于积累、反型以及全耗尽三种状态时的阈值电压,并利用Math-ematica软件进行数值模拟得到阚值电压的特性曲线.通过理论分析和计算机模拟,证明短沟道SOI BJMOSFET阈值电压的可控性很强,更适用于现代ULSI低压低功耗的要求.  相似文献

针对直流电网短路故障时迅速产生的短路电流。利用IGBT器件为核心,设计出一种新型的直流短路电网限流装置并阐述了其工作原理,在分析了该装置的各种工作状态后,给出了对应的数学解析模型,为直流电网短路限流装置各参数的设计提供了理论依据,研制出小功率实验样机,并经过实验验证了解析模型的正确性和所设计的限流装置工作的快速有效性。  相似文献

提出了一种具有穿通基区的Si双极晶体管光探测器。通过优化器件结构参数,使基区在工作时完全耗尽,从而得到大的光增益和小的噪声电流。实验测光电转换增益大于150,00;器件具有良好的噪声特性,噪声功率与器件的直流偏置电流成正比,即-/in^2=2qIc△f。  相似文献

介绍了一种精确、高效的FET/pHEMT器件模型的寄生电阻及零偏置沟道电阻的测量方法。该方法仅凭器件漏端零偏置的简化模型的直流特性,就能测出寄生电阻和沟道电阻。因此能够对器件沟道质量作出初步评估,为器件的整个模型参数的提取走出关键的一步。该方法提取过程具有清晰的物理意义,通过对器件的测试结果显示,该方法效率高,评估结果与厂家一致。  相似文献

提出了部分耗尽SOI MOSFET物理模型,SOI MOSFET可以看作体硅MOSFET和双极晶体管的结合,模型通过详细地分析SOI器件在各工作区域的工作机理得出,并提取出了相应的模型参数.用本模型得出的模拟数据与器件模拟数据进行了对比,取得了很好的一致性.  相似文献

从微观角度出发,数值模拟直流真空电弧燃弧初期电弧的发展进程,研究纵向磁场对电弧等离子体参数输运特性的影响。建立电弧等离子体流体-化学混合模型,仿真研究纵向磁场作用下的电弧运动特性。数值模拟电弧等离子体中粒子输运特性,以得到电弧等离子体参数随磁场变化规律。仿真结果表明:纵向磁场分布对直流真空电弧放电初期粒子的数密度与温度等参数的作用,直接影响电弧的发生与发展。研究并分析了直流真空电弧燃弧初期的过程。  相似文献

根据泊松方程和热扩散方程提出了新型PB—PSOI器件漂移区的二维表面电场分布模型和温度分布模型,模型计算结果与Medici模拟结果相一致。根据所提出的模型,重点研究了埋氧化层厚度及长度对漂移区表面电场分布和温度分布的影响,最后给出了PB-PSOI器件的埋氧化层厚度和长度的优化设计方法。  相似文献

带状电子注器件(或平面结构器件)是一种新型的高功率毫米波、亚毫米波源。其中,如何产生带状电子注对于该种器件来说至关重要。本文基于对射线方程的研究,猜想椭圆螺线管能够实现常规圆柱电子注到带状电子注的转换。采用3D粒子模拟,验证了我们的猜想。并调节电子注参数和螺线管参数得到了所需的带状电子注。本文的研究为下一步带状电子注器件的研究打下了坚实的基础。  相似文献

提出一种应用于CMOS图像传感器的新型光电检测器件-双极型光栅晶体管,并建立了其瞬态等效电路模型,利用电路模拟软件HSPICE的多瞬态分析法对双极型光栅晶体管的光电流特性进行了仿真,分析得出这种新型器件在0.6μmCMOS工艺参数下,由于引入pn注入结加速了光电荷的读出速率,光电流随外加电压呈指数式增长,与普通光栅晶体管相比,蓝光响应特性有较大改善。  相似文献

工业过程中大量使用的变频器(variable frequency drive,VFD)在采用传统交流供电时易受到电压暂降影响,传统治理方式存在检测延时、控制复杂等问题。为此,该文从敏感负荷变频器在电网扰动工况下的供电需求量化出发,围绕供电拓扑设计、DC/DC变换器的控制策略及储能单元容量配置等方面,构建一种实用化工业用交-直流级联供电方案。该文利用电压暂降过程中直流供电回路与敏感负荷间的压差自感应控制,实现交-直流供电回路无扰动切换,提高电压暂降治理响应的快速性;采用两相交错并联DC/DC变换器接入集中式储能,减少储能系统纹波系数,并给出两相均流控制方法。最后,通过Matlab/Simulink中的建模仿真与样机的实验测试,验证所提方案能够在交流系统发生不同严重程度电压暂降过程中为各类敏感负荷提供稳定的连续供电,为解决工业敏感用户高品质供电问题提供可实用的新思路。  相似文献

A new microcalorimeter has been realized for implementing the national power standard up to 26.5 GHz in a 3.5-mm coaxial line at the Istituto Elettrotecnico Nazionale (IEN) Galileo Ferraris, Turin, Italy. The system is based on a dry thermostatic cell controlled by Peltier elements. The thermal load consists of a twin sensor system that is alternately supplied with high frequency test power and low frequency or direct current (DC) reference power through adiabatic coaxial lines. This microcalorimeter was originally designed for calibrating bolometric mounts. Recently, it has been modified for thermocouple power sensors, which can operate from DC to 26.5 GHz in a 3.5-mm coaxial line.  相似文献

A novel simple control technique for on-chip all-digital three-phase alternating current to direct current (AC/DC) power-metal oxide semiconductor field-effect transistors (MOSFET) converter with least components, which is employed to obtain small current and DC output voltage ripples as well as excellent performance, and using a feedforward simple control method for DC output voltage regulation is proposed. The proposed all-digital feedforward controller has the features of low cost, simple control, fast response, independence of load parameters and the switching frequency, it has no need for compensation, and high stability characteristics; moreover, the proposed controller consists of three operation amplifiers and few digital logic gates that are directly applied to the three-phase converter. The power-MOSFETs are also known as power switches, whose control signals are derived from the proposed all-digital feedforward controller. Instead of thyristors or diodes, the application of power-MOSFETs can reduce the loss of AC/DC converter that is proper to the power supply system. The input stage of an AC/DC converter functions as a rectifier and the output stage is a low pass inductor capacitor (LC) filter. The input AC sources may originate from miniature three-phase AC generator or low-power three-phase DC/AC inverter. The maximum output loading current is 0.8 A and the maximum DC output ripple is less than 200 mV. The prototype of the proposed AC/DC converter has been fabricated with Taiwan Semiconductor Manufacturing Company (TSMC) 0.35 mum 2P4M complementary MOS (CMOS) processes. The total chip area is 2.333 1.960 mm2. The proposed AC/DC converter is suitable for the following three power systems with the low power, DC/DC converter, low-dropout linear regulator and switch capacitor. Finally, the theoretical analysis is verified to be correct by simulations and experiments.  相似文献

A moving magnet type oil-free linear compressor has been designed for applications such as electronics cooling. A control system using a solenoid operated valve was developed for DC offset and axial clearance control. Operation of the linear compressor with a fixed clearance of 0.8 mm was compared with a zero DC offset operation. The fixed clearance operation requires a higher power input.The mean piston position can be controlled by using a DC bias on the drive voltage or by using a bleed flow from the compressor body to the suction side of the compressor. Using a DC bias on the drive voltage induces a higher power loss than using a bleed flow when there is a small radial clearance between the piston and cylinder. This provides evidence that the piston control in a refrigeration system with capacity control should be for a zero DC offset using a bleed flow.  相似文献

With the increased loading of existing power system, the problem of voltage stability and voltage collapse has become a major concern in power system planning and operation. The dependence of the system voltage profile on reactive power distribution forms the basis for reactive power optimisation. The technique attempts to utilises fully the reactive power sources in the system to improve the voltage profile and also to meet the reactive power requirements at the AC-DC terminals to facilitate the smooth operation of DC links. The method involves successive solution of steady-state power flows and optimisation of reactive power control variables with unified power flow controllers using linear programming technique. The proposed method has been tested on a real life equivalent 96-bus AC and a two terminal DC system.  相似文献

A high-efficiency zero-voltage-switching (ZVS) step-up DC–DC converter is proposed. The proposed ZVS DC–DC step-up converter has fixed switching frequency, simple control, and high efficiency. All power switches can operate with ZVS. The output diodes are under zero-current-switching (ZCS) during turn-off. Due to soft-switching operation of the power switches and output diodes, the proposed ZVS DC–DC converter shows high efficiency. Steady-state analysis of the converter is presented to determine the circuit parameters. A laboratory prototype of the proposed converter is developed, and its experimental results are presented for validation.  相似文献

在新能源政策倡导的发展趋势下,我国新能源汽车的发展已取得了长足的进步,随之增加的是电动汽车的电池能量密度。相应的电动汽车动力电池充电的直流充电桩的功率越来越高,使得直流充电桩的充电功率在配电层总负荷功率中的占比越来越大,这对配电网的规划建设带来新的挑战。根据电动汽车充电过程的随时可中断性,提出在电动汽车的总规模达到一定数量时,可以通过灵活控制电动汽车的总体充电功率,从而达到为电网调峰的目的。通过对电动汽车充电桩的功率和控制模式的分析,得出当直流充电桩的数量及其总功率在配电网负荷中的占比达到一定规模时,在集群控制模式下,更加适合参与配电网层的调峰。  相似文献

针对汽油变频发电机组中逆变器所需多组低压直流电源问题,设计了一种多路输出的开关辅助电源, 结构简单紧凑、输出电压纹波小、体积小、成本低;通过分析高频变压器的设计原理,设计了一台功率为15W 的四路直流输出的开关辅助电源;实验证明了该辅助电源的可行性。  相似文献
